Ba_xSr_(1-x)TiO_3(BST)薄膜具备高的介电可调特性(介电常数在外加电场的作用下会发生改变)和低的介电损耗,这使得BST薄膜成为高速宽带可调微波器件(如相移器、可调带通和带阻滤波器、谐波发生器等)的首选材料,近年来受到世界各国多个研究小组的关注与研究.此研究工作报道采用成分梯度多层膜结构、受主掺杂和复合掺杂方法调控薄膜内部的应力以及电子结构,有效地优化BST薄膜的介电和电学等性能的最新进展.采用脉冲激光沉积(PLD)方法在MgO基片上制备高Sr组分的Ba0.02Sr0.98Ti O3薄膜.通过改善沉积生长的工艺条件,成功克服了MgO基片与薄膜之间大的晶格失配度(7%),在特定的温度和气压获得了外延生长BST薄膜.详细研究了(Ba0.8Sr0.2)(Ti1-xZrx)O3(BSTZ)薄膜的非线性介电特性,发现随着Zr含量的增加,薄膜介电调制率降低,薄膜的损耗和漏电流也显著减小.我们制备了具有不同成分梯度的BSTZ多层膜.介电特性研究表明,随成分梯度(gradients of composition)的增大,介电系数和介电可调性得到增强,铁电回线得到抑制;同时薄膜介电系数的温度稳定性有了显著改善....  相似文献

梯度组分BST薄膜的制备及其电学性能的研究   总被引:1,自引:0,他引:1  
采用射频磁控溅射方法在Pt/Ti/SiO2/Si(100)衬底上制备上、下梯度组分BST薄膜,研究在相同条件下沉积的上、下梯度组分BST薄膜的微结构及电学性能.实验表明:下梯度组分BST薄膜在测试频率为200 kHz时,介电常数为343.75,介电损耗为0.025;在250 kV/cm偏置电场下,介电调谐率为45.86%,与上梯度组分BST薄膜相近;但是下梯度组分薄膜的优值因子远大于上梯度组分薄膜的优值因子(7.81),达到18.34,说明下梯度组分BST薄膜是比较理想的介电调谐材料,用于微波调谐器件是可行的.  相似文献

设计了太赫兹频段的高折射率超材料,该结构是通过在介质板的两侧对称的蚀刻"双开口环"型金属贴片而构成.研究结果表明:当电磁波垂直入射的情况下,谐振频率(0.52THz)附近的折射率高达200,且在0.51THz到2THz频段范围内,折射率均大于70.该超材料具有结构简单、便于加工,宽带等优点,在太赫兹波通信、成像等方面有广阔的应用前景.  相似文献

为了实现太赫兹波调制器件对太赫兹波的快速响应,设计一种基于二氧化钒(VO_2)电阻膜的太赫兹波段宽带可调谐超材料吸波体,研究不同温度时吸波体的吸收率,并通过监控表面电流分布,分析吸波体宽带吸收以及可调吸收的机理。结果表明:吸波体在温度为35℃时表现出宽带吸收特性,吸收率大于90%的频段频率为6.508~9.685 THz,带宽为3.177 THz,通过改变温度可以实现吸波体吸收率的调控;该吸波体对电磁波的吸收具有极化不敏感和宽角度吸收的特点。  相似文献

利用射频磁控溅射法,在Pt/Ti/SiO2/Si和LaNiO2/Pt/Ti/SiO2/Si衬底上制备了Ba0.5Sr0.5TiO3薄膜.采用X-ray衍射(XRD)和原子力显微镜(AFM),研究了两种衬底上BST薄膜样品的结晶性和表面形貌.结果表明:BST薄膜材料均为钙钛矿相,直接生长在硅衬底上的BST薄膜无择优取向,晶粒尺寸为20~30 nm,而LaNiO2缓冲层上生长的BST薄膜则为(100)择优取向,晶粒尺寸约为150~200 nm.室温下测试了薄膜的介电性能.研究结果表明,LNO缓冲层显著提高了BST薄膜的介电常数和介电可调率.  相似文献

太赫兹(THz)波在生物医疗、天文、国防等领域具有潜在应用. THz辐射源是THz技术应用的关键器件.基于半导体的电泵浦THz量子级联激光器(Quantum Cascade Laser, QCL)具有输出功率高、频率可调谐、全固态等优点,因而备受研究人员的重视.但是,长期以来,传统基于砷化镓(GaAs)材料体系的THz QCL的较低工作温度一直制约着其广泛应用.通过研究不同材料中的纵向光学(Longitudinal Optical, LO)声子及其在THz波发射过程中的作用发现,寻找新的材料体系应用于THz QCL的制备是提高器件工作温度的一个可行方案.本文综述了氮化镓(GaN)和氧化锌(ZnO)基THz QCL的近期研究进展.  相似文献

基于耦合场量子的角度研究GaP晶体辐射太赫兹波的物理机制,报道了一种分析非线性光学晶体产生太赫兹波的方法。GaP晶体产生太赫兹波的物理基础在于它的耦合场量子色散曲线。采用了密度泛函理论,并结合耦合量子色散关系,得到GaP晶体的耦合场量子色散曲线。当散射角为2°~11°时,色散曲线的一部分落在太赫兹频段(2.5~9.1THz),表明了GaP晶体在理论上能够辐射出频率范围为2.5~9.1THz的宽带太赫兹电磁波。  相似文献

The Williston Basin is a significant petroleum province, containing oil production zones that include the Middle Cambrian to Lower Ordovician, Upper Ordovician, Middle Devonian, Upper Devonian and Mississippian and within the Jurassic and Cretaceous. The oils of the Williston Basin exhibit a wide range of geochemical characteristics defined as "oil families", although the geochemical signature of the Cambrian Deadwood Formation and Lower Ordovician Winnipeg reservoired oils does not match any "oil family". Despite their close stratigraphic proximity, it is evident that the oils of the Lower Palaeozoic within the Williston Basin are distinct. This suggests the presence of a new "oil family" within the Williston Basin. Diagnostic geochemical signatures occur in the gasoline range chromatograms, within saturate fraction gas chromatograms and biomarker fingerprints. However, some of the established criteria and cross-plots that are currently used to segregate oils into distinct genetic families within the basin do not always meet with success, particularly when applied to the Lower Palaeozoic oils of the Deadwood and Winnipeg Formation.  相似文献

The discovery of the prolific Ordovician Red River reservoirs in 1995 in southeastern Saskatchewan was the catalyst for extensive exploration activity which resulted in the discovery of more than 15 new Red River pools. The best yields of Red River production to date have been from dolomite reservoirs. Understanding the processes of dolomitization is, therefore, crucial for the prediction of the connectivity, spatial distribution and heterogeneity of dolomite reservoirs.The Red River reservoirs in the Midale area consist of 3~4 thin dolomitized zones, with a total thickness of about 20 m, which occur at the top of the Yeoman Formation. Two types of replacement dolomite were recognized in the Red River reservoir: dolomitized burrow infills and dolomitized host matrix. The spatial distribution of dolomite suggests that burrowing organisms played an important role in facilitating the fluid flow in the backfilled sediments. This resulted in penecontemporaneous dolomitization of burrow infills by normal seawater. The dolomite in the host matrix is interpreted as having occurred at shallow burial by evaporitic seawater during precipitation of Lake Almar anhydrite that immediately overlies the Yeoman Formation. However, the low δ18O values of dolomited burrow infills (-5.9‰~ -7.8‰, PDB) and matrix dolomites (-6.6‰~ -8.1‰, avg. -7.4‰ PDB) compared to the estimated values for the late Ordovician marine dolomite could be attributed to modification and alteration of dolomite at higher temperatures during deeper burial, which could also be responsible for its 87Sr/86Sr ratios (0.7084~0.7088) that are higher than suggested for the late Ordovician seawaters (0.7078~0.7080). The trace amounts of saddle dolomite cement in the Red River carbonates are probably related to "cannibalization" of earlier replacement dolomite during the chemical compaction.  相似文献

The writer of this paper tries to describe the features of women's language from these perspectives: pronunciation, intonation, diction, subjects, grammar and discourse. From the discussion of the features of women's language, more attention should be paid to language use in social context. 以AC-13级配为基础,将橡胶颗粒代替部分集料掺入混合料中,以低温弯曲试验为评价方法对不同橡胶颗粒掺量下沥青混合料的低温抗裂性进行研究,并引入应变能密度值对混合料的低温抗裂性进行综合评价.试验结果表明:橡胶颗粒沥青混合料试件的破坏微应变均超过2 300,满足冬寒区的技术指标;无论是否掺加橡胶颗粒,随着温度的下降,沥青混合料破坏时的最大弯拉强度增大,弯拉应变降低,劲度模量增大;弯曲应变能密度在胶粒掺量为1%左右时具有较大的弯曲应变能密度值,此时橡胶颗粒沥青混合料具有较好的低温抗裂性.  相似文献

理论推导与室内实验相结合,建立了低渗透非均质砂岩油藏启动压力梯度确定方法。首先借助油藏流场与电场相似的原理,推导了非均质砂岩油藏启动压力梯度计算公式。其次基于稳定流实验方法,建立了非均质砂岩油藏启动压力梯度测试方法。结果表明:低渗透非均质砂岩油藏的启动压力梯度确定遵循两个等效原则。平面非均质油藏的启动压力梯度等于各级渗透率段的启动压力梯度关于长度的加权平均;纵向非均质油藏的启动压力梯度等于各渗透率层的启动压力梯度关于渗透率与渗流面积乘积的加权平均。研究成果可用于有效指导低渗透非均质砂岩油藏的合理井距确定,促进该类油藏的高效开发。  相似文献
