利用低压化学气相淀积法(LPCVD)在表面有热氧化二氧化硅的(100)硅衬底上生长80nm厚多晶硅纳米膜,并对其界面进行表征.制作出单层Al金属的欧姆接触样品,在不同退火温度条件下对样片的电阻进行测量.结果表明,退火使欧姆接触的电阻率降低,接触电阻率可达到2.41×10-3Ω.cm2.  相似文献

本文利用射频磁控溅射和滴涂法在Pt/Ti/SiO2/Si衬底上制备了HfOx/γ-Fe2O3/HfOx三明治结构,研究了HfOx缓冲层对γ-Fe2O3纳米微粒薄膜电阻开关特性的影响.微结构观测分析结果显示:γ-Fe2O3纳米微粒平均粒径约为34.3 nm,HfOx缓冲层为氧配比不足的单斜相多晶薄膜.电学性能测试表明:插入HfOx缓冲层后,γ-Fe2O3纳米微粒薄膜的电阻开关特性明显改善:在-0.8 V读取电压下,高/低电阻态阻值平均比值约为18.7,该比值可稳定维持100个循环周期.指数定律拟合实验曲线结果表明:高阻态漏电流以缺陷主导的空间电荷限制隧穿电流为主;而低阻态则以欧姆接触电导为主.Ag上电极与HfOx缓冲层界面处氧离子的定向漂移使得薄膜中氧空位缺陷形成的导电细丝通道周期性地导通与截断,从而使得薄膜呈现电阻开关效应.  相似文献

ZnO欧姆电极制备与n-ZnO/p-Si异质结紫外光电特性   总被引:4,自引:0,他引:4  
基于ZnO形成的机理,运用半导体能带理论,分析了金属和ZnO的欧姆接触和肖特基接触特性;在p-Si衬底上,采用直流及射频溅射获得掺Al的ZnO薄膜;用电子束蒸发In/Ag、In/Al、Ti/Au,微电子光刻工艺制作范德堡、传输线、梳状电极和n-ZnO/p-Si异质结UV增强光电探测器,并在200~500℃时,在氩气保护下制作合金样品,测量样品的I-V特性、电阻率、载流子浓度、异质PN结的UV光谱响应,以及对XPS结构组分进行分析等.测试结果表明,采用金属功函数低的In、Ti做中间导电层,并在400℃退火合金后,In/Ag、In/Al、Ti/Au与n-ZnO薄膜形成了良好的欧姆接触.  相似文献

采用离子液体电沉积法辅助胶体晶体模板法在非晶硅电池板的ZnO:B表面构筑硅锗光子晶体,制备出ZnO/Si Ge-PCs/Ag(ZnO/SiGe Photonic Crystals/Ag)复合背电极,并研究了ZnO/SiGe-PC/Ag复合背电极与ZnO/Al背电极的非晶硅电池的光电性能.实验结果表明,基于ZnO/SiGe-PCs/Ag复合结构背电极能够提高非晶硅太阳能电池的外量子效率和短路电流密度;并且,随着硅锗光子晶体孔径的增加,电池的效率明显增加.这种新型的光子晶体复合电极结构,对于改善非晶硅叠层电池的光电效率和光电流匹配问题提供一种新途径.  相似文献

作者通过氢气表面热处理,获得了具有较好特性的Al/n-6H-SiC欧姆接触.在这种H2处理后的SiC表面,可以直接通过蒸铝(Al)形成欧姆接触,而无须进行退火处理.该方法也适用于低掺杂外延层上的欧姆接触.XPS测试表明,这种欧姆接触是在400℃以上的退化时,由Al及6H-SiC中的Si元素互扩散所致.  相似文献

提出了一种可显著改善碳纳米管(CNTs)场致发射性能的ZnO/Ag双层膜负反馈阴极电极的制备方法.在条形银电极上溅射沉积一定厚度的Zn膜,经热氧化和湿法刻蚀制备成ZnO/Ag双层膜电极.同单层的Ag或氧化铟锡电极相比,该电极不仅具有足够的负反馈电阻(限流电阻)阻止CNTs场发射中过流的发生,而且降低了条形阴极电极的线性电阻,确保了场发射的均匀性.当溅射沉积Zn膜的厚度从40 nm增到120 nm时,热氧化形成的ZnO由孤岛状的颗粒变为连续体的薄膜,ZnO/Ag双层膜电极的表面光洁度比单层的Ag电极有很大的提高,负反馈电阻层的电阻增大,负反馈的能力增强.CNTs薄膜阴极场发射特性曲线证明,ZnO/Ag双层膜电极能明显降低场发射电流的波动,有效提高器件的稳定性和寿命.  相似文献

经过近十年的探索,作者在国际上率先突破了硅衬底高光效Ga N基蓝光LED材料生长技术及其薄膜型芯片制造技术,制备了内量子效率和取光效率均高达80%的单面出光垂直结构Ga N基蓝光LED,并实现了产业化和商品化,成功地应用于路灯、球炮灯、矿灯、筒灯、手电和显示显像等领域.本文就相关关键技术进行全面系统地介绍.发明了选区生长、无掩模微侧向外延等技术,仅用100 nm厚的单一高温Al N作缓冲层,制备了无裂纹、厚度大于3μm的器件级Ga N基LED薄膜材料,位错密度为5×108 cm-2.发明了自成体系的适合硅衬底Ga N基薄膜型LED芯片制造的工艺技术,包括高反射率低接触电阻p型欧姆接触电极、高稳定性低接触电阻n型欧姆接触电极、表面粗化、互补电极、Ga N薄膜应力释放等技术,获得了高光效、高可靠性的硅基LED,蓝光LED(450 nm)在350 m A(35 A/cm2)下,光输出功率达657 m W,外量子效率为68.1%.  相似文献

本文研究了用Au-Be合金材料制备p-GaP欧姆接触电极的最佳条件.报道了接触电阻、L-V特性以及用SEM观察电极表面形貌的实验结果,并对获得较低接触电阻的电极有关冶金性质进行了分析.进而,改进了在p-GaP外延层制备欧姆电极的工艺技术,在540℃-560℃温度范围内制得多批I-V特性好、大约1×10~3Ω·cm~2低接触电阻的发光二极管.  相似文献

利用热蒸发方法制备了Ti/Al金属双层结构的AlGaN/GaN高电子迁移率晶体管(HEMT)欧姆接触,Ti与Al比例分别为1∶2(20 nm/40 nm)、1∶5(20 nm/100 nm)和1∶8(20 nm/160 nm).采用相同退火时间、不同退火温度对不同的Ti与Al比的AlGaN/GaN HEMT结构进行退火.通过XRD对电极结构进行了分析,利用金相显微镜观察了电极的表面形貌.实验结果显示,相同退火时间条件下,退火温度在800℃, Ti与Al比为1∶5的AlGaN/GaN HEMT结构形成了较好的欧姆接触.  相似文献

制备含有不同厚度Ag(0.5、2、4nm)的Ag/ITO多层膜沉积在以蓝宝石为衬底的外延片上并与P-GaN相接触,经过一定的退火处理。研究了Ag厚度、退火温度、退火时间对Ag/ITO多层膜的透过率、方块电阻和接触电阻率的影响。得出这种光电性能优良的Ag/ITO膜作为P型透明电极应用于大功率LED有广阔的前景。  相似文献

The discovery of the prolific Ordovician Red River reservoirs in 1995 in southeastern Saskatchewan was the catalyst for extensive exploration activity which resulted in the discovery of more than 15 new Red River pools. The best yields of Red River production to date have been from dolomite reservoirs. Understanding the processes of dolomitization is, therefore, crucial for the prediction of the connectivity, spatial distribution and heterogeneity of dolomite reservoirs.The Red River reservoirs in the Midale area consist of 3~4 thin dolomitized zones, with a total thickness of about 20 m, which occur at the top of the Yeoman Formation. Two types of replacement dolomite were recognized in the Red River reservoir: dolomitized burrow infills and dolomitized host matrix. The spatial distribution of dolomite suggests that burrowing organisms played an important role in facilitating the fluid flow in the backfilled sediments. This resulted in penecontemporaneous dolomitization of burrow infills by normal seawater. The dolomite in the host matrix is interpreted as having occurred at shallow burial by evaporitic seawater during precipitation of Lake Almar anhydrite that immediately overlies the Yeoman Formation. However, the low δ18O values of dolomited burrow infills (-5.9‰~ -7.8‰, PDB) and matrix dolomites (-6.6‰~ -8.1‰, avg. -7.4‰ PDB) compared to the estimated values for the late Ordovician marine dolomite could be attributed to modification and alteration of dolomite at higher temperatures during deeper burial, which could also be responsible for its 87Sr/86Sr ratios (0.7084~0.7088) that are higher than suggested for the late Ordovician seawaters (0.7078~0.7080). The trace amounts of saddle dolomite cement in the Red River carbonates are probably related to "cannibalization" of earlier replacement dolomite during the chemical compaction.  相似文献

本文叙述了对海南岛及其毗邻大陆边缘白垩纪到第四纪地层岩石进行古地磁研究的全部工作过程。通过分析岩石中剩余磁矢量的磁偏角及磁倾角的变化,提出海南岛白垩纪以来经历的构造演化模式如下:早期伴随顺时针旋转而向南迁移,后期伴随逆时针转动并向北运移。联系该地区及邻区的地质、地球物理资料,对海南岛上述的构造地体运动提出以下认识:北部湾内早期有一拉张作用,主要是该作用使湾内地壳显著伸长减薄,形成北部湾盆地。从而导致了海南岛的早期构造运动,而海南岛后期的构造运动则主要是受南海海底扩张的影响。海南地体运动规律的阐明对于了解北部湾油气盆地的形成演化有重要的理论和实际意义。  相似文献

The explosive growth of the Internet and database applications has driven database to be more scalable and available, and able to support on-line scaling without interrupting service. To support more client's queries without downtime and degrading the response time, more nodes have to be scaled up while the database is running. This paper presents the overview of scalable and available database that satisfies the above characteristics. And we propose a novel on-line scaling method. Our method improves the existing on-line scaling method for fast response time and higher throughputs. Our proposed method reduces unnecessary network use, i.e. , we decrease the number of data copy by reusing the backup data. Also, our on-line scaling operation can be processed parallel by selecting adequate nodes as new node. Our performance study shows that our method results in significant reduction in data copy time.  相似文献

R-Tree is a good structure for spatial searching. But in this indexing structure,either the sequence of nodes in the same level or sequence of traveling these nodes when queries are made is random. Since the possibility that the object appears in different MBR which have the same parents node is different, if we make the subnode who has the most possibility be traveled first, the time cost will be decreased in most of the cases. In some case, the possibility of a point belong to a rectangle will shows direct proportion with the size of the rectangle. But this conclusion is based on an assumption that the objects are symmetrically distributing in the area and this assumption is not always coming into existence. Now we found a more direct parameter to scale the possibility and made a little change on the structure of R-tree, to increase the possibility of founding the satisfying answer in the front sub trees. The geographic information service is enabled by the advancements in general Web service technology and the focused efforts of the OGC in defining XML-based Web GIS service. Based on these models, this paper addresses the issue of services chaining,the process of combining or pipelining results from several interoperable GIS Web Services to create a customized solution. This paper presents a mediated chaining architecture in which a specific service takes responsibility for performing the process that describes a service chain. We designed the Spatial Information Process Language (SIPL) for dynamic modeling and describing the service chain, also a prototype of the Spatial Information Process Execution Engine (SIPEE) is implemented for executing processes written in SIPL. Discussion of measures to improve the functionality and performance of such system will be included.  相似文献

Advances in wireless technologies and positioning technologies and spread of wireless devices, an interest in LBS (Location Based Service) is arising. To provide location based service, tracking data should have been stored in moving object database management system (called MODBMS) with proper policies and managed efficiently. So the methods which acquire the location information at regular time intervals then, store and manage have been studied. In this paper, we suggest tracking data management techniques using topology that is corresponding to the moving path of moving object. In our techniques, we update the MODBMS when moving object arrived at a street intersection or a curved road which is represented as the node in topology and predict the location at past and future with attribute of topology and linear function. In this technique, location data that are corresponding to the node in topology are stored, thus reduce the number of update and amount of data. Also in case predicting the location,because topology are used as well as existing location information, accuracy for prediction is increased than applying linear function or spline function.  相似文献
