| 摘 要： | 本文用薄层色谱法(TLC)和高效液相色谱法(HPLC)分析了江师正性光刻胶的光敏剂—(4.4′异丙叉苯基)—2,1—邻叠氮萘醌—5—磺酸酯(简称双酚A酯)及合成该光敏剂的最后中间体2,1—邻叠氮萘醌—5—磺酰氯(简称“215”),从TLC,当分析“215”时,得一个斑点(hRf=87.1);当分析双酚A酯时,得棕色,黄色二个斑点及一个极小的淡黄色斑点.HPLC与TLC的分析结果完全一致。

| Abstract: | In this paper, thin layer chromotagraphy(TLC)and high-performance liquid chromatography(HPLC)were used to analyze the photosensitizer of Jiang Shi Positive photoresist-(4,4~'isopropylidene Biophenyl)-1,2-naphthoquinane diazide-5-sulfonate(abbreuiation:Bisphenol-A ester)and its last intermediate Product 1,2 naphthoquinone diazide-5-sulfonyl chloride(abbreuiation:"215"), From TLC, when "215"was analyzed, one yellow spot(hRf=87.1)was obtained, and when Bisphenol-A ester was analyzed with two-dimensional development, two spots, one brown and one yellow, and another very small spot with faint yellow color were obtained.
