摘    要:本文提出了采用光泵浦法评价掩埋异质结构(BH)激光器的一次外延片质量的技术。该评价技术简便易行,对样片无破坏性,且可由其测量结果预言激光器发射波长和阈值等特性。

Abstract:A technique based on optical pumping is developed to evaluate AlGaAs/GaAs/AlGaAs epitaxial layer before fabricating semiconductor laser.Photoluminescence spectrum shows that the variance ratio of GaAs and AlGaAs peak intensities is different when increasing pumping light intenties.Some propotices of laser made by this wafaer, such as threshold and emission wavelength, can be determined by using this method.The technique is simple, rapid and undestructive.
