重空穴轻空穴共同作用下GaN柱形量子点的Franz-Keldysh振荡

摘    要:利用包络函数和有效质量理论计算了GaN柱形量子点的电调制反射谱, 并用Airy函数表示其柱坐标下薛定谔方程的解. 着重分析了重空穴轻空穴共同作用下的GaN柱形量子点电调制反射谱的Franz-Keldysh振荡, 并比较了与重空穴、轻空穴单独作用下波形的不同. 随着调制电压逐渐增大, 重空穴轻空穴共同作用下的电调制反射谱与其单独作用时一样出现Stark频移, 即量子限制Stark频移.

Abstract:The electroreflectrance spectrum of cylindrical GaN quantum dot have been calculated in the effective-mass approximation and envelop function.The solution of the Schrdinger equation under cylindrical coordinate system can be expressed in the term of Airy function.Under the contribution of light hole and heavy hole,the electroreflectrance spectra exhibits Franz-Keldysh oscillation characteristic and its difference was compared with the spectra with the con-tribution of light hole(or heavy hole) separately.It is found that Franz-Keldysh oscillations exhibit Stark shift when the electric field intensity increased with the contribution of light hole(or heavy hole) separately or of both.
