摘    要:本文对大功率量子阱激光器的大信号调制特性进行了参数分析。首先对量子阱激光器的传输带宽进行了对比。在不同宽度的光限制层的条件下,光限制层越窄,传输带宽越宽。其次分析了随着调制深度的变化对激光功率的影响,调制深度越小时,激光峰值不断变小。当温度升高时,对应的光子密度降低。偏置信号减小时,光子密度减小。在同频率下比较了脉冲和正弦调制信号的输出波形,输出波形相似。最后分析了啁啾效应。多量子阱激光器比单量子阱激光器中的啁啾更小。

Abstract:The large-signal modulation characteristic of high-power quantum well laser is studied. Under the condition of different width of SCH, the transmission bandwidths of the quantum-well laser are compared. When SCH is narrower, the transmission bandwidth is wider. Under the large signal modulation, the laser peak is reduced with the decrease of modulation depth. When the temperature is higher, the density of photon is lower. With the reduction of bias signal, the photon density is decreasing. The pulse and sinusoidal modulation signal of the output waveform are compared, and the waveform under the same frequency is similar. Finally, we analyze the chirp effect. The multiple quantum-well laser chirps are smaller than the single quantum-well laser chirps.
