| Abstract: | This paper describes a detailed study on Zn-doped and O-doped P-GaP liquid-phase epitaxial layer that was treated at high temperatureand that formed Zn-O complexes centers.The process was analyzed anddiscussed by use of the kinetics equations.The two different kinetics ofexcitons bounds were distinquished,and the fixed luminescent efficiencycalalated.The concentratons of Zn-O pairs and the effects of excitons boundslifetime upon the luminescent efficiency were also discussed. |
