摘    要:隧穿结是影响三结砷化镓叠层太阳电池性能的关键因素。从隧穿结导致三结电池性能曲线异常的问题出发,数学模拟了GaInP2微结构有序性对宽带隙AlGaAs/GaInP2隧穿结的影响。由此设计了合理的隧穿结,使三结砷化镓叠层太阳电池的性能得到改善。

Abstract:The tunnel-junction should be a key factor for performace of a tamdem triple-junctin solar cell.Due to some practical abnormal characteristics,the influence of disorder micro-structure of GaInP2 on AlGaAs/GaInP2 tunnel-juction was simulated and discussed.Consequently,a improved performance of triple-junction solar cell could be brought on by the perferable tunnel-juction.
