摘    要:提出先高温恒定源扩散后再低温恒量扩散的两步扩散法制作Si背面场太阳电池的新工艺.与常规的一步恒定源扩散工艺比较,所制作的太阳电池短路电流Isc提高了约20%,开路电压Voc也有明显的改善,光电转换效率提高了近4%.

Abstract:A new two step diffusion manufacturing technology of high temperature steady resource diffusion followed by low temperature constant quantity diffusion is presented for back surface fields Si solar cells. By comparing with the ordinary one step steady resource diffusion manufacturing technology, the short circuit current I sc is increased by about 20 %. The open circuit voltage V oc is also improved obviously and photoelectric conversion efficiency increased by about 4%.
