化合物半导体纳米复合材料的制备和结构及光学特性研究

摘    要:利用溶胶-凝胶工艺和原位生长技术制备了Ⅱ-Ⅵ族化合物半导体纳米复合材料,得到了ZnS、ZnTe、CdS、CdSe、CdxHg-xTe(x=1=0.7)纳米微晶与多孔SiO2凝胶玻璃的复合材料。用XRD研究了不同复合材料的结构特点,利用吸收光谱和透射光谱研究了复合材料的光学特性,发现纳米微晶的禁带宽度大于其相应体材料的禁带宽度,并且复合材料具有明显的非线笥光特性。用简并四波混频测试了样品的三阶非线性

Abstract:In this paper, the composites of nanosized I - W compound semiconductor such as ZnS, CdS, ZnTe, CdSe, CdxHg1-x Te microcrystallites in silica gel glass were prepared by Sol-Gel process and in-situ growth technique. The structure of nanocomposites was studied by means of XRD. The sbsorption and transmision spectrum were used to study the optical properties of the composite. The band gap energy of the microcrystallite is larger than that of the bulk materials. The nanocomposites exhibit enhanced nonlinear optical effect. The third-order nonlinear optical susceptibility was measured by the degenerate four wave mixing (DFWM), the X(3) is in the range of 10-19-10-20 m2/w.
