| 摘 要： | 用同步辐射和 Cu Kα X射线衍射方法对 In1 - x Alx As/ Ga As一维超点阵结构进行对比式研究 .从低角衍射数据求得超点阵的周期Λ ,由 Ga As(0 0 2 )附近衍射数据求得各结构参数 .对两种光源的衍射结果进行了分析和比较 .解释了该超点阵的 Raman散射谱 ,发现在 Ga1 - x Alx As混晶谱中不存在的 2 75 cm- 1 峰 .
