| Abstract: | The Large signal harmonic equivalent admittance of Gunn device is calculated by numerical method according to the semiconductor physical property of the device. The large signal mathematical model of Gunn device at the state of harmonic operation is set up. By using this model, the funda-mental injection locking of mm-wave Gunn harmonic oscillator is analyzed and the formula expressing the relation between locking bandwidth and injec-tion power is deduced. The measurement at V band shows that the theoreti-cal results are in good agreement with the experiment. |
