磁场下InAs/InP应变矩形量子线能级结构

摘    要:利用微扰理论在有效质量近似下研究了磁场下截面长度固定的矩形量子线中电子和空穴的基态、第一激发态能量,在计算过程中考虑了形成量子线的两种材料的晶格常数不同带来的形变势、电子和空穴在材料中的质量失配以及空穴有效质量的各向异性等因素.结果表明:当磁场增大时,不同尺寸量子线中电子基态能量的差值增大的速度明显减小,而空穴的相应情况不明显;不同尺寸量子线中粒子的第一激发态能量差值随着磁场的增大而增大,并且差值较小.

Abstract:Using the perturbation method within the effective mass approximation,the ground-state energies and the first excited-state energies of the electron and the hole in a fixed length rectangular quantum wire are calculated.The deformation potential induced by the difference between the lattice constants of the materials forming the quantum wire,the mismatch of the electron and hole masses in the materials,and the anisotropy of the effective hole mass are considered in the calculation.The results show that the ...
