摘    要:通过数值求解非平衡态维格纳函数,研究了三量子阱(three-quantum-well)超晶格单元结构共振隧穿电流-电压特性,给出了量子阱结构参数变化对其伏安特性曲线的影响.

Abstract:Current-Voltage Characteristics in three-quantum-well superlattice units are studiea by numerically solving the nonequilibrium Wigner Function Equation. Parameter changes of three-quantum-well obviously affect its Current-Voltage Characteristics. The numerical results provide theoretic attestation for farther experimental research to a certain extent and useful reference informations for design and manufacture.
