A 65-nm 1-Gb NOR floating-gate flash memory with less than 50-ns access time

This paper presents a 65-nm 1-Gb NOR-type floating-gate flash memory, in which the cell device and chip circuit are developed and optimized. In order to solve the speed problem of giga-level NOR flash in the deep submicron process, the models of long bit-line and word-line are first given, by which the capacitive and resistive loads could be estimated. Based on that, the read path and key modules are optimized to enhance the chip access property and reliability. With the measurement results, the flash memory cell presents good endurance and retention properties, and the macro is operated with 1-las/byte program speed and less than 50-ns read time under 3.3 V supply.     

自触发无序材料的玻璃化转变研究

文章用最近发明的液态低频力学谱方法对典型自触发无序材料（二甲酸二脂系列样品）进行测量，验证了该方法的可信性与有效性，并且表明它能够提供物质变化的丰富信息．研究结果表明，随着分子内部自由度的增加、二甲酸二脂系列的玻璃化转变温度表现出先减小后增加、但脆性是先增加后减小的有趣且难以理解的反常趋势。     

Regression Analysis for Segment Size and Mean Size of Cocoon Filament

In order to extract deterministic component from trend nonstationary time series, regression analysis by Akaike Information Criterion （AIC） for segment size and mean size of cocoon filament is introduced, and deterministic component is extracted from size series of cocoon filament by analysis result. Experiments of simulating deterministic components on 9 cocoon categories are carried out, and experimental result is analyzed. Through analysis and experiment, it is known that selecting the order and coefficients of regression equation by AIC is beneficial to accurately describe the relation between segment value and mean value. This study is also useful for pretreatment of nonstationary time series.     

跨栏步两腿用力时空规格之教法研究

在高师体育系田径普修课直道跨栏跑的技术教学中，以跨栏步两腿用力的时空规格为教学重点来带动其他技术的学习，教学实验体现出这一教学方法的优越性．     

单台机器模糊加工时间排序问题的遗传算法

根据三角形模糊数的特性,在对总加工时间模糊度有约束的条件下,构造出NP-困难的1 |fuzzy| min n∑i=1Ci排序模型的遗传算法.并采用算例进行了仿真实验,验证算法的有效性.同时重点研究了设计的分段线性适应度函数的适用性.实例计算表明,通过调节适应度函数中的惩罚系数α和β,可以兼顾种群的多样性和促使搜索效率的提高.该算法的实际应用可行,且具有良好的收敛性和较高的搜索效率.     

基于实物期权的投资机会价值评价方法

根据实物期权的方法,给出了一个投资时限为有限的投资机会的价值评价模型,利用数值分析方法计算了投资机会价值并进行相关讨论.     

关于时间膨胀和长度收缩的研究

由洛仑兹变换出发,从另一角度推导了时间膨胀和长度收缩公式,并根据狭义相对论时空观中的"同时的相对性",由被测量者如何看待别人的测量这一角度,解释了从不同参考系测量时产生此种时空尺寸变化的原因.     

基于时间与支出预算的交通模式划分模型

交通模式划分是交通政策与规划研究中的重要内容。基于时间与支出预算的概念,建立宏观交通模式划分实用模型,并利用中国的数据,区分城市交通与城间交通,农村与城市居民进行了模型模拟。结果表明,模型具有较好的适应性与预测能力。     

带分布时滞具有阶段结构的捕食与被捕食模型解的存在惟一性和局部渐近性质

讨论了二种群的捕食与被捕食数学模型，首先用上下解方法给出解的存在唯一性，再用特征值分析研究耦合半线性抛物方程组的动力学行为，并给出了解的局部渐近性质．     

核磁共振弛豫时间和磁场均匀性的研究

本文介绍了核磁共振实验的装置和工作原理,并着重讨论核磁共振实验中两个重要的问题,驰豫时间和磁场的均匀性的估算。
