An overview of resistive random access memory devices

With recent progress in material science, resistive random access memory (RRAM) devices have attracted interest for nonvolatile, low-power, nondestructive readout, and high-density memories. Relevant performance parameters of RRAM devices include operating voltage, operation speed, resistance ratio, endurance, retention time, device yield, and multilevel storage. Numerous resistive-switching mechanisms, such as conductive filament, space-charge-limited conduction, trap charging and discharging, Schottky Emission, and Pool-Frenkel emission, have been proposed to explain the resistive switching of RRAM devices. In addition to a discussion of these mechanisms, the effects of electrode materials, doped oxide materials, and different configuration devices on the resistive-switching characteristics in nonvolatile memory applications, are reviewed. Finally, suggestions for future research, as well as the challenges awaiting RRAM devices, are given.     

Mineralogical and geochemical features of sulfide chimneys from the 49°39′E hydrothermal field on the Southwest Indian Ridge and their geological inferences

During January–May in 2007,the Chinese research cruise DY115-19 discovered an active hydrothermal field at 49°39′E/37°47′S on the ultraslow spreading Southwest Indian Ridge (SWIR).This was also the first active hydrothermal field found along an ultraslow-spreading ridge.We analyzed mineralogical,textural and geochemical compositions of the sulfide chimneys obtained from the 49°39′E field.Chimney samples show a concentric mineral zone around the fluid channel.The mineral assemblages of the interiors consist ...     

1 kW自呼吸PEMFC堆控制因素试验

自呼吸质子交换膜燃料电池(PEMFC)阴极侧湿度和温度耦合严重,且空气流量对湿度和温度影响不同,从而使得对电池输出电压的控制变得复杂.以氢气压力和提供阴极空气流量的风扇转速为影响因素,对相应的工作点集进行了正交试验研究.分析结果表明,风扇转速高于极值电压转速时,空气会带走更多的水分,从而使得质子交换膜逐渐干燥,阻抗增大,电池性能衰减;风扇转速低于极值电压转速时,空气流量带走的热量减少,使得阴极表面温度升高,阴极端相对湿度迅速减低,从而导致质子交换膜迅速干燥,电池性能衰减迅速.因此,每个工作点存在一个使电池电压最高的风扇转速值.

多孔介质太阳能吸热器的非稳态传热

F.Harary和A.J.Schwenk(Lecture Notes in Mathematics.Berlin:Springer-Verlag,1974,406:46-51.)提出了整图的概念,即当无向图G的邻接矩阵A的特征值都是整数时,G称为整图.目前,人们已经研究了n类简单整图的性质,并得到了一些有趣的结果.运用线性代数方法证明了两个结论:设r,r1,r2,s是正整数,那么:1)完全s部图K(r,r,…,r)是整图;2)完全2部图K(r1,r2)是整图的充要条件是r1r2为完全平方数.
