BiFeO3及其掺杂体系薄膜的结构及性能研究   总被引:1,自引:0,他引:1  
以溶胶凝胶法制备掺杂钕(Nd)、锰(Mn)的铁酸铋(BiFeO3)体系薄膜,进行了表面结构、铁电性能等的测试与分析。通过掺杂有效降低了BiFeO3薄膜的漏电电流密度达四个数量级,并提高了铁电性能。  相似文献

采用化学溶液沉积法在ITO基片上制备不同退火温度的掺镧钛酸铋Bi1.6La0.4Ti2O7(BLT)薄膜。研究了其结构、介电性能、漏电流密度与外加电压I-V关系曲线和光学带隙。XRD射线衍射测试结果表明,经500、550、600℃1 h退火后的薄膜的主晶相为烧绿石结构,无杂相生成,600℃时BLT薄膜衍射峰比其他两种温度的强。在1 kHz频率下测得的介电常数、损耗因子分别为114,3%;129,3%;194,6%。BLT薄膜的漏电流密度与外加电压关系曲线表明,BLT薄膜600℃的漏电流比550和500℃稍微减小。通过透射谱分析得到BLT薄膜的光学带隙几乎不受温度影响,均为3.7 eV。这些结果表明制备BLT固溶体薄膜较佳为退火温度600℃,具有较好的性能,在光电器件有良好的应用前景。  相似文献

用高温固相反应法制备了镓掺杂的氧化锌导电陶瓷,研究了预烧温度、烧结温度和掺杂浓度等工艺条件;用射频磁控溅射方法分别在玻璃和石英基底上沉积了镓掺杂的氧化锌薄膜,研究了该薄膜在不同的基底温度和不同的氧氩比等条件下的光电性质的变化情况以及氮气氛下不同退火温度下的光电性质,结果表明:镓掺杂氧化锌薄膜在450℃的基底温度、2%的掺杂浓度和700℃的退火温度等条件下实现了0.84×10-4Ω.cm的低电阻率和大于90%的可见光透过率,其光学带隙随退火温度的上升也有一定程度的增大.  相似文献

在退火温度为600℃、650℃、700℃和750℃的条件下,采用化学溶液沉积法(CSD),在Pt/Ti/Si O2/Si(100)基底上制备了4批Bi3.15Nd0.85Ti2.97Mg0.03O12(BNTM)铁电薄膜.同时,研究了退火温度对薄膜结晶性能、表面形貌以及铁电性能(剩余极化和漏电流)的影响.结果表明,经650℃退火处理的BNTM铁电薄膜具有较好的铁电性能,其剩余极化强度(2Pr)和矫顽场(2Ec)分别为37.8μC/cm^2和182.2kV/cm,漏电流密度达到1.61E-7 A/cm^2.  相似文献

采用反应磁控溅射法在玻璃基片上制备N掺杂TiO2-xNx薄膜和纯TiO2薄膜,对两种薄膜样品分别进行了300、400和500℃的退火处理,测试它们可见光激发光催化特性.在经过5 h降解苯酚的实验发现:经过同种温度退火处理的N掺杂TiO2-xNx薄膜比纯TiO2薄膜的可见光激发光催化降解苯酚效果要好,其中N掺杂TiO2-xNx薄膜经过400℃退火处理得到锐钛矿相薄膜对苯酚的降解率最高,达到50.4%,而纯TiO2薄膜经过400℃退火处理得到的同样是锐钛矿薄膜对苯酚的降解率仅37.8%.  相似文献

以LaNiO3做缓冲层,用射频磁控溅射法在SiO2/Si(100)衬底上制备出0.9Pb(Sc1/2Ta1/2)O3 -0.1PbTiO3/0.65Pb(Mg1/3Nb2/3)O3-0.35PbTiO3铁电多层薄膜.采用两步法在峰值温度650℃和700℃对薄膜进行退火.通过电滞回线和漏电流曲线对薄膜的铁电性能进行了测量.研究发现,650 ℃退火的薄膜有较好的铁电性,其剩余极化2Pr=9.5 μc/cm2,矫顽场2Ec=42.2 kV/cm,100 kV/cm场强下漏电流密度为31μA/cm2.700 ℃退火的薄膜铁电性有所下降,2Pr=3.1 μc/cm2,但薄膜却具有很低的矫顽场,2Ec=22.6 kV/cm.分析认为,铁电性的退化与高温下薄膜中异质结间的相互作用及挥发性元素Pb和Mg的损失密切相关.  相似文献

高致密、结晶好的钽酸锶铋陶瓷靶由SrCO3、Bi2O3和Ta2O5粉末混合、预烧、压模和烧结而成,预烧和烧结温度范围分别为900~1000℃和1000~1400℃。用脉冲准分子激光沉积技术制备得到非晶钽酸锶铋薄膜,在氧气氛下经退火得到多晶钽酸锶铋薄膜。XRD分析得到钽酸锶铋薄膜择优取向以(008)和(115)为主;TEM分析得到钽酸锶铋薄膜晶界清晰、结构致密,平均晶粒大小约为20nm,薄膜的界面清晰、陡峭,厚度约为200nm。  相似文献

本文从实验上研究了锰铋合金在不同热处理后的R(T)曲线(温度范围为-196°——+450℃)以及室温下退火样品的电阻随时间的变化情况,同时对于室温和液体氮温度下的磁电阻效应进行了初步观测,实验结果显示,用有序无序转变可以解释退火和淬火样品在高温范围内R(T)曲线的进程、电阻的变化在低温范围(-50°——-170℃)表现出热滞现象、磁电阻效应的初步观测表明:样品的在室温下约为0.1%,在-196℃下小于5%。  相似文献

采用化学溶液沉积法在ITO玻璃基片上制备铁酸铋Bi Fe O3薄膜。薄膜呈纯钙钛矿结构,无杂相生成。此外,薄膜表面光滑致密、没有微裂痕。薄膜得到的晶粒尺寸较小,约为45 nm。在550℃1 h退火的薄膜有良好的电学特性,在1 k Hz频率下测得的相对介电常数、损耗因子分别约为198、3%;此外,在760 k V/cm电场驱动下,薄膜得到的剩余极化(2Pr)约为25μC/cm2,矫顽电场(2Ec)约为650 k V/cm。BFO薄膜在550℃退后,通过吸收光谱分析得到BFO薄膜的光学带隙为2.7 e V。这些结果表明,退火温度550℃制备的Bi Fe O3固溶体薄膜具有较好的性能,有望成为光电器件的候选材料。  相似文献

理论推导与室内实验相结合,建立了低渗透非均质砂岩油藏启动压力梯度确定方法。首先借助油藏流场与电场相似的原理,推导了非均质砂岩油藏启动压力梯度计算公式。其次基于稳定流实验方法,建立了非均质砂岩油藏启动压力梯度测试方法。结果表明:低渗透非均质砂岩油藏的启动压力梯度确定遵循两个等效原则。平面非均质油藏的启动压力梯度等于各级渗透率段的启动压力梯度关于长度的加权平均;纵向非均质油藏的启动压力梯度等于各渗透率层的启动压力梯度关于渗透率与渗流面积乘积的加权平均。研究成果可用于有效指导低渗透非均质砂岩油藏的合理井距确定,促进该类油藏的高效开发。  相似文献
