本文研究了用氦和氢稀释硅烷GD淀积a-Si:H膜的光电性质。测量了两种薄膜的光电导、光吸收系数、红外吸收谱和光致发光谱。实验表明用氦稀释的a-Si:H膜具有更高的光电导、更大的长波可见光吸收系数和较低的缺陷态密度,a-Si:H(He)膜是一种可供选择的廉价太阳电池的基本材料。  相似文献

采用在等离子体增强化学气相沉积(PFCVD)系统中沉积a-Si:H和原位等离子体逐层氧化的方法制备a-Si:H/SO2多层膜.用快速热退火对a-Si:H/SiO2多层膜进行处理,制备nc—Si/SiO2多层膜,研究了这种方法对a-Si:H/SiO2多层膜发光特性的影响.研究发现对a-Si:H/SiO2多层膜作快速热退火处理,可获得位于绿光和红光两个波段的发光峰.研究了不同退火条件下发光峰的变化.通过对样品的TEM、Raman散射谱和红外吸收谱的分析,探讨了a-Si:H/SiO2多层膜在不同退火温度下的光致发光机理.  相似文献

从PECVD法制取的n~+与n/n~+两种结构的a-Si:H试样,采用低温退火固相晶化工艺,得到了满足器件质量要求的大晶粒多晶硅膜。测试结果证实:在N_2气氛下,经6—10h的600℃(或800℃)温度的退火后,两种a-Si:H膜均已明显地晶化.测得了晶化膜的粒径>lμm,暗电导率、光电导率均比退火前增加了3个数量级,迁移率则增加了10—80倍。  相似文献

本文从理论和实验两方面对a-Si:H FET的特性进行分析研究。给出了一种关于a-Si:H FET新的理论分析方法,假设a-Si:H能隙中深局域态密度和带尾局域态密度均为指数分布,并且考虑到漏源电压对沟道表面势的影响,采用简便的方法和合理的近似推导出了较全面反映a-Si:H FET特性的解析表达式。同时在实验中,研制了用SiO_2或Si_3N_4作为栅绝缘层的a-Si:H FET,测量得到了不同绝缘层和不同沟道长度的各a-Si:H FET的直流特性。当栅压变化20V时,漏源电流可以变化10~4。最后,对理论计算及实验结果进行了分析和比较。  相似文献

本文报道了用等离子放电SiH_4+H_2+H_2O混合气体淀积氢化非晶硅氧合金膜,均匀、致密、耐腐蚀、半绝缘、电中性、富含氢,是较理想的半导体器件钝化膜。兼有SiO_2和a-Si:H的优点,而又克服了它们各自的缺点。用它钝化的平面晶体管放在盐水里几小时后,特性不变。  相似文献

Language is a means of verbal communication. People use language to communicate with each other. In the society, no two speakers are exactly alike in the way of speaking. Some differences are due to age, gender, statue and personality. Above all, gender is one of the obvious reasons. The writer of this paper tries to describe the features of women's language from these perspectives: pronunciation, intonation, diction, subjects, grammar and discourse. From the discussion of the features of women's language, more attention should be paid to language use in social context. 理论推导与室内实验相结合,建立了低渗透非均质砂岩油藏启动压力梯度确定方法。首先借助油藏流场与电场相似的原理,推导了非均质砂岩油藏启动压力梯度计算公式。其次基于稳定流实验方法,建立了非均质砂岩油藏启动压力梯度测试方法。结果表明:低渗透非均质砂岩油藏的启动压力梯度确定遵循两个等效原则。平面非均质油藏的启动压力梯度等于各级渗透率段的启动压力梯度关于长度的加权平均;纵向非均质油藏的启动压力梯度等于各渗透率层的启动压力梯度关于渗透率与渗流面积乘积的加权平均。研究成果可用于有效指导低渗透非均质砂岩油藏的合理井距确定,促进该类油藏的高效开发。  相似文献
