镶嵌结构锗纳米晶电输运的研究

利用离子注入然后退火的方法制备了镶嵌有锗纳米晶的二氧化硅复合薄膜,从拉曼散射和透射电镜测量了解到薄膜中镶嵌有5~7nm大小的锗纳米晶层.研究了锗纳米晶层在常温和低温下的电输运性质.结果表明:锗纳米晶在100K~300K温度范围内符合莫特变程跳跃电导(VRH)导电,100K以下的低温电导基本上是一常数,导电主要是电子在相邻纳米晶之间的直接跃迁;经退火可消除离子注入引入的缺陷,能增加薄膜的电导;对由3×1017cm-2注量锗离子注入制备的薄膜观察到半导体向金属导电的转变.     

氮化铝(AIN)薄膜的光学特性研究

研究了宽禁带Ⅲ－Ｖ族化合物半导体氮化铝（ＡＩＮ）薄膜的折射率及其热光特性,采用棱镜──薄膜耦合装置和自动温控光波导测试仪,测出不同温度下氮化铝薄膜的波导特性,利用迭代法可得到ＡＩＮ的折射率与温度变化的关系,并首次测得了ＡＩＮ薄膜的热光特性。     

金属—铁电薄膜—半导体结构的电容—电压特性理论分析

用半导体理论讨论了金属－铁电薄膜－半导体（ＭＦＳ）结构的电容－电压（Ｃ－Ｖ）特性，其结果表明：在ｎ型Ｓｉ基片上，理想ＭＦＳ的Ｃ－Ｖ曲线为逆时针回滞，有载流子注入的ＭＦＳ结构的Ｃ－Ｖ曲线为顺时针回滞，这与实验结果是一致的。

用RF—PECVD制备的SnO2薄膜光电性质及化学成分

利用ＸＰＳ研究了ＲＦ－ＰＥＣＶＤ制备ＳｎＯ２薄膜的化学计量配比，测试了ＳｎＯ２薄膜的光学和电加热特性。结果表明：具有导电性能的ＳｎＯ２薄膜是一种非理想化学计量配比的氧化物半导体薄膜材料，薄膜还具有较高的可见光透过率和较好的电加热性能。     

Voronoi样本与ACO星系团样本的比较

提出以Ｖｏｒｏｎｏｉ镶嵌作为分析宇宙大尺度结构的工具,并以此讨论了星系的类似Ｖｏｒｏｎｏｉ镶嵌的分布,同时运用Ｖｏｒｏｎｏｉ镶嵌模拟星系分布,通过比较模拟样本与星系团实际样本的异同,表明二者具有极其相似的分布特性,论证了利用Ｖｏｒｏｎｏｉ镶嵌研究宇宙大尺度结构的合理性与优越性。

Mn杂质在非晶半导体As_(35)Te_(55)Si_(10)中引起的缺陷态及对电导特性的影响

本文主要研究了Mn杂质在非晶半导体As_(35)Te_(55)Si_(10)中引起的缺陷态及对电导特性的影响。实验结果表明:在所有掺Mn的样品中,均显示出低温变程跳跃电导;随掺Mn量的增大变程跳跃电导更加明显,而且使变程跳跃电导向更低的温度方向推移。这些结果同Hauser等人在a-(As_2Te_3)_(1-x)Mn_x薄膜样品中所观测的结果几乎完全一致,文中对这种观象作了初步的讨论。     

SnO2：F透明导电薄膜及其物理特性

本文中报道优质SnO_2:F透明导电薄膜的制备方法,通过对薄膜透射率和电导(方块电阻)的测量分析,研究薄膜特性与工艺条件的关系,探讨最佳工艺条件和薄膜形成规律。提出一种SnO_2:F 晶体缺陷结构模型,可以较好解释电导随 F掺杂浓度的变化结果。

Markedness and its Interpretation in Language Use

Language markedness is a common phenomenon in languages, and is reflected from hearing, vision and sense, i.e. the variation in the three aspects such as phonology, morphology and semantics. This paper focuses on the interpretation of markedness in language use following the three perspectives, i.e. pragmatic interpretation, psychological interpretation and cognitive interpretation, with an aim to define the function of markedness.

Lower Paleozoic oil relationships within Williston Basin, Canada

The Williston Basin is a significant petroleum province, containing oil production zones that include the Middle Cambrian to Lower Ordovician, Upper Ordovician, Middle Devonian, Upper Devonian and Mississippian and within the Jurassic and Cretaceous. The oils of the Williston Basin exhibit a wide range of geochemical characteristics defined as "oil families", although the geochemical signature of the Cambrian Deadwood Formation and Lower Ordovician Winnipeg reservoired oils does not match any "oil family". Despite their close stratigraphic proximity, it is evident that the oils of the Lower Palaeozoic within the Williston Basin are distinct. This suggests the presence of a new "oil family" within the Williston Basin. Diagnostic geochemical signatures occur in the gasoline range chromatograms, within saturate fraction gas chromatograms and biomarker fingerprints. However, some of the established criteria and cross-plots that are currently used to segregate oils into distinct genetic families within the basin do not always meet with success, particularly when applied to the Lower Palaeozoic oils of the Deadwood and Winnipeg Formation.     

低渗透非均质砂岩油藏启动压力梯度研究

理论推导与室内实验相结合,建立了低渗透非均质砂岩油藏启动压力梯度确定方法。首先借助油藏流场与电场相似的原理,推导了非均质砂岩油藏启动压力梯度计算公式。其次基于稳定流实验方法,建立了非均质砂岩油藏启动压力梯度测试方法。结果表明:低渗透非均质砂岩油藏的启动压力梯度确定遵循两个等效原则。平面非均质油藏的启动压力梯度等于各级渗透率段的启动压力梯度关于长度的加权平均;纵向非均质油藏的启动压力梯度等于各渗透率层的启动压力梯度关于渗透率与渗流面积乘积的加权平均。研究成果可用于有效指导低渗透非均质砂岩油藏的合理井距确定,促进该类油藏的高效开发。
