对Si(100)和Si(111)采用相同的酸刻蚀工艺,采用热丝化学气相沉积法(HFCVD)制备金刚石膜.用扫描电子显微镜、X线衍射仪和X线应力测试仪对样品的形貌、织构及残余应力进行检测、分析.研究结果表明:沉积3 h后,Si(100)和Si(111)基体上均生长出晶形比较完整,呈柱状晶方式生长的金刚石薄膜;此外,Si(100)金刚石膜表面分布着大量的微孔,通过调整沉积工艺可控制微孔的数量和尺寸,而Si(111)金刚石膜表面无微孔出现;2种基体所得薄膜都存在(111)织构,后者Si(111)还有一定的(110)织构;2种基体经酸刻蚀之后制得薄膜均无鼓泡剥离现象,二者的残余应力相差不大.  相似文献

根据改进的Thomas-Fermi-Dirac模型,分析了CoSi 2 薄膜中本征应力的起源,证明了基体与薄膜的原子表面电子密度差是薄膜本征应力的来源.实验在Si(100)基体注入碳离子(C + ),然后沉积钴(Co)薄膜,再进行快速退火(Rapid Thermal Annealing,简称RTA)形成二硅化钴(CoSi 2 )薄膜,发现薄膜中的应力随C + 离子注入剂量的增加而减少,理论计算了由C + 离子注入引起的应力减小的数值,并与实验结果进行了比较.  相似文献

利用等离子体增强化学气相沉积技术,在2024铝合金表面制备类金刚石(DLC)薄膜,以改善铝合金表面机械性能。利用拉曼光谱及红外光谱,对不同沉积偏压下制备DLC薄膜的成分及结构进行表征;利用摩擦磨损试验机、纳米压痕仪及台阶仪等,分别对不同沉积偏压下制备DLC薄膜的耐磨性、硬度、弹性模量及薄膜厚度进行检测,并探讨了沉积偏压对薄膜结构及性能的影响规律及影响机制。研究表明:随着沉积偏压增大(1 800~2 600 V),薄膜厚度、硬度及弹性模量均先增大后减小。当沉积偏压为2 400 V时,DLC薄膜厚度最厚,硬度及弹性模量最高。当沉积偏压为2 600 V时,薄膜的H/(Ef)最高,并且摩擦系数从基体的0.492降低至0.095 8。  相似文献

为了在不锈钢双极板上沉积导电耐蚀的防护型薄膜,采用等离子体增强化学气相沉积复合磁控溅射技术,以温度为变量,在304不锈钢表面沉积掺铬类石墨(Cr-GLC)多层薄膜,并进行原位石墨化调控。实验结果表明,随着制备温度升高,薄膜有一定石墨化倾向,薄膜接触电阻降低,自腐蚀电位升高,薄膜与基体结合良好。395℃制备的Cr-GLC薄膜接触电阻低至17 mΩ·cm2,自腐蚀电位为173.3 mV,具有良好的综合性能。  相似文献

在铜基体上,用甲醇水溶液等离子体电沉积DLC薄膜.电镀液组成为:醇水比为4:1,添加剂KCl为3g/L,AlCl3微量.探讨电流密度和两极间距等因素对于电极表面气泡区域厚度、均匀程度、稳定性的影响,进而分析其对甲醇水溶液等离子体电沉积DLC薄膜的影响.通过扫描电镜(SEM)观察薄膜表面形貌;通过对X射线衍射(XRD)图谱分析得知薄膜成多晶结构,分别在2θ=43.9°,50.9°和75.3°处出现了(111)、(200)和(220)晶面的特征峰,晶粒的尺寸约为8~15nm左右;通过EDX分析得到薄膜中碳元素含量较高,并分析了电场强度随时间的变化.  相似文献

激光场强分布对类金刚石薄膜激光损伤阈值的影响   总被引:1,自引:0,他引:1  
采用非平衡磁控溅射技术,在双面抛光的硅基底上沉积了DLC薄膜,基于ISO11254-1损伤测试平台对DLC薄膜进行了损伤阈值测试;计算了DLC薄膜激光场强及温度场分布,对比了激光场强与损伤阈值的关系。计算结果显示:薄膜表面激光场强增大,DLC薄膜的激光损伤阈值变低;激光场强相等时,随着薄膜厚度增加,激光损伤阈值变小。分析认为:薄膜表面激光场强增大后,激光与DLC薄膜相互作用,产生的等离子体加剧薄膜对激光能量的吸收并产生热累积,激光场强诱导sp3杂化向sp2杂化转变,致使DLC薄膜发生石墨化,从而影响了DLC薄膜的激光损伤阈值。  相似文献

采用脉冲激光沉积(PLD)法在Si(100)衬底上生长了NaF薄膜.分别用原子力显微镜(AFM)、X射线衍射(XRD)、X射线光电子能谱(XPS)对薄膜的微观结构、表面形貌以及薄膜应力进行了表征与分析.AFM测试结果表明,低激光能量密度下制备的薄膜表面均匀、致密,均方根粗糙度(Rms)仅为0.538 nm;XRD分析结果表明,用脉冲激光沉积方法制备的氟化钠薄膜在(222)晶面有明显的择优取向.应力分析薄膜的残余应力为压应力,应力大小随激光能量密度的增加而增加;XPS分析结果表明,热蒸发制备的NaF薄膜氧含量明显高于PLD方法制备的NaF薄膜的氧含量.热蒸发方法制备的薄膜中的氧含主要来源于水中的氧,PID方法制备的薄膜中的氧主要来源于游离态氧,说明PLD方法制备的薄膜不容易潮解.  相似文献

为了提高镁合金的表面硬度和耐蚀性,采用等离子体增强化学沉积技术在AZ31镁合金表面制备含氟DLC膜。研究了氟掺杂量对含氟DLC薄膜表面形貌、耐腐蚀性、疏水性和sp2键含量的影响,并探讨了相应的影响机理。结果表明,氟掺杂对AZ31镁合金表面DLC膜的组织和性能有显著影响。随着四氟化碳沉积时间增加,类金刚石薄膜的粗糙度减小,表面光滑;薄膜中的sp2杂化键逐渐增多;类金刚石薄膜的疏水性先增大后减小;当四氟化碳沉积时间为40 min时,类金刚石薄膜表现出优异的耐人体体液腐蚀特性。  相似文献

理论推导与室内实验相结合,建立了低渗透非均质砂岩油藏启动压力梯度确定方法。首先借助油藏流场与电场相似的原理,推导了非均质砂岩油藏启动压力梯度计算公式。其次基于稳定流实验方法,建立了非均质砂岩油藏启动压力梯度测试方法。结果表明:低渗透非均质砂岩油藏的启动压力梯度确定遵循两个等效原则。平面非均质油藏的启动压力梯度等于各级渗透率段的启动压力梯度关于长度的加权平均;纵向非均质油藏的启动压力梯度等于各渗透率层的启动压力梯度关于渗透率与渗流面积乘积的加权平均。研究成果可用于有效指导低渗透非均质砂岩油藏的合理井距确定,促进该类油藏的高效开发。  相似文献
