本文针对微电子工业的基础材料——单晶硅进行了其生长缺陷方面的研究,基于300mm掺氮直拉单晶硅的生长、原生氧沉淀等方面的热处理进行了详细分析,同时对极低电阻率的情况下分析了掺氮重掺砷和重掺磷直拉硅单晶的生长和氧沉淀等方面进行了应用分析。  相似文献

通过模拟集成电路高温工艺的1200℃,1.5h后急冷热处理,研究了硅中氧、氮、磷3种杂质对硅片高温工艺过程中塑性形变的影响.实验结果表明,普通氩气氛下直拉单晶硅(ACZSi)高温弯曲度变化只是含氧很少的区熔硅(FZSi)的1/3左右.在含氮气氛下直拉硅(NCZSi)中,氮含量为4.5×1015cm-3的单晶尾部高温热处理弯曲度约是氮含量很小的单晶头部的1/3,重掺磷硅片热处理形变比普通硅片大得多.  相似文献

应用核反应分析法(NRA)测量了反应溅射法制备的a-SiH(B)薄膜中B和H的含量.结果表明:当掺杂比率Yg(=[B2H2]/([Ar]+[H2]))由10-6增大到1.4×10-2时,样品中的硼含量cB由1.0×1018线性增大到1.4×1022atcm-3;而氢含量的变化分为三个区域:在微掺硼情况(Yg=10-6),样品中氢含量较未掺硼时高出10%;当Yg=10-6到10-3变化时,H含量cH由28%线性减少到17%;在Yg=10-3时,H含量达极小值,此后,Yg增大,H含量随之增大.  相似文献

本文分析了掺氮的CZ硅中与氮有关的七条红外吸收峰的形成,指出所谓的“氮氧复合物”实质上是在氮对-硅四面体基础上发展而成的氮对-硅-氧复合体。文章还分析了热处理后的掺氮CZ硅的红外吸收,由此找到了研究硅中氮氧相互作用的一种有效方法。  相似文献

以扫描电镜为主要手段研究了Sr变质的共晶硅在不同的固溶热处理过程中的形态变化,并对共晶硅粒化中的若干现象及其机理进行了分析与探讨.结果表明,固溶处理温度、保温时间以及由变质状态决定的硅相铸态结构对共晶硅的粒化过程和效果有重要影响,将变质处理与适当的热处理工艺相配合,有利于提高铝硅铸造合金热处理的质量和生产效率.  相似文献

采用直流热阴极CVD法制备掺硼金刚石膜.利用扫描电子显微镜(SEM)和X射线衍射仪(XRD)对样品进行了表征,利用电化学循环伏安法测试了掺硼金刚石膜电极的电化学特性.结果表明,该方法制备的掺硼金刚石膜电极有宽的电势窗口、很高的析氧电位和良好的稳定性.  相似文献

本工作采用掺硼多晶硅薄膜作为固态源,用CW—CO_2激光器进行辐照,使多晶硅中的硼原子向样品中进行扩散,以形成p-n结。对扩散层的杂质剖面及p—n结的击穿特性作了测量分析,获得了令人满意的实验结果。  相似文献

用G60作为表面钝化剂,与多孔硅进行偶联.发现当C60偶联多孔硅系统在空气中存储一年后,能够发射460nm左右的强烈蓝光.经过系统的测量和分析,认为蓝光起源的发光中心与SiO2体材料中的“自捕获激子”模型类似.它是由一个氧空位和一个间隙氧组成的,间隙氧同时和相邻的晶格氧形成过氧连接.光激发载流子来自于Si纳米晶粒的核心,辐射复合过程则在多孔硅表面的发光中心进行.进一步的电子束辐照和臭氧辐照实验证明了这个发光中心的存在.从FTIR谱的分析,推测是样品表面Si=O双键的缓慢变化促使了蓝光中心的自发产生.  相似文献

在氮氧混合气体中,通过离子束辅助,采用真空电弧沉积了氮掺杂的TiO2薄膜样品,研究了离子束流对掺氮二氧化钛薄膜的结构、光学性质和光催化性能的影响。实验结果表明:离子束辅助沉积的薄膜为非品态结构,薄膜经500℃热处理后向锐钛矿转变,且锐钛矿的(101)面的峰最强。通过UV分析发现离子束辅助沉积的掺氮二氧化钛薄膜的吸收峰发生红移,其光催化活性随着离子束流的增大而减小。  相似文献

掺硼金刚石是一种理想的燃料电池氧还原反应非金属催化剂阴极材料.报道了掺硼金刚石中硼含量以及sp~2杂化的石墨相含量与氧还原反应电位、电流密度之间的关系.研究结果表明,掺硼金刚石中一定含量的硼对催化氧还原反应活性有积极作用.随着硼含量的增加,氧还原反应电位无明显变化,反应活性先增大后减小,变化规律与催化位点和台阶原子密度两个因素有关.sp~2杂化石墨相有利于氧还原反应活性电位向正向移动.  相似文献

Language is a means of verbal communication. People use language to communicate with each other. In the society, no two speakers are exactly alike in the way of speaking. Some differences are due to age, gender, statue and personality. Above all, gender is one of the obvious reasons. The writer of this paper tries to describe the features of women's language from these perspectives: pronunciation, intonation, diction, subjects, grammar and discourse. From the discussion of the features of women's language, more attention should be paid to language use in social context. 理论推导与室内实验相结合,建立了低渗透非均质砂岩油藏启动压力梯度确定方法。首先借助油藏流场与电场相似的原理,推导了非均质砂岩油藏启动压力梯度计算公式。其次基于稳定流实验方法,建立了非均质砂岩油藏启动压力梯度测试方法。结果表明:低渗透非均质砂岩油藏的启动压力梯度确定遵循两个等效原则。平面非均质油藏的启动压力梯度等于各级渗透率段的启动压力梯度关于长度的加权平均;纵向非均质油藏的启动压力梯度等于各渗透率层的启动压力梯度关于渗透率与渗流面积乘积的加权平均。研究成果可用于有效指导低渗透非均质砂岩油藏的合理井距确定,促进该类油藏的高效开发。  相似文献
