结终端技术能提高4 H-SiC肖特基势垒二极管器件的耐压性能.利用仿真软件ISE-TCAD10.0对具有结终端扩展JTE保护的4 H-SiC SBD器件进行了仿真研究,并依据仿真优化好的参数试制了器件.实验测试结果表明,模拟优化结果与实验测试器件的结果一致性较好,实测此器件的反向电压值达2 000 V,接近理想击穿耐压88%,漏电流数值为0.1mA/cm2.  相似文献

对于IRF7705型30伏P沟VDMOSFET进行了结构优化设计.给出了该器件的纵向结构和横向结构参数及材料的物理参数.较系统地分析了VDMOSFET的几个重要参数,重点讨论了P沟VDMOSFET的外延层电阻率、外延层厚度、N体区扩散浓度以及各个参数之间的关系,对该类器件的实际生产有一定的指导作用.  相似文献

设计了斜面结构碳化硅肖特基二极管(4H-SiC SBD)并且在器件中加入场环结构,通过基于半导体物理理论的计算机辅助设计软件(Silvaco-TCAD)分析计算了常规结构和新结构SiC-SBD器件的V-I特性、击穿电压、温度热学分布。对比计算结果,可知新结构SiC-SBD器件击穿电压提高至2300V,导通电阻减小,温度热学分布明显优于常规结构SiC-SBD器件。  相似文献

综合评述了VDMOSFET(Vertical Double Diffused MOSFET)与IGBT(Insulated Gate Bipolar Transistor)的一般器件结构,分析比较了采用垂直沟槽栅极(Trench gate)新结构的功率VDMOSFET与IGBT的结构与性能特点.新结构的VDMOSFET与IGBT能有效地减少原胞尺寸和增加沟道密度,具有大电流,高电压,开关频率高,高可靠性,低损耗的特点.在性能上明显优于目前广泛使用的VDMOSFET和IGBT结构.  相似文献

采用宽禁带半导体n-4H-SiC和金属Au作肖特基接触,TiNiAg合金作背底形成欧姆接触,研制出Au/n-4H-SiC肖特基紫外探测器.测试分析了该器件的光谱响应特性:响应范围为200~400nm之间;在室温无偏压下,响应峰值在310nm处,响应半宽为85nm.同时测试分析了该器件的I-V特性:在室温下,正向开启电压为0.8V,反向击穿电压大于200V,反向漏电流小于10^-10A;工作温度大于250℃.实验表明,Au/n-4H—SiC肖特基紫外探测器具有很好的紫外响应特性和很低的反向漏电流.  相似文献

用P3HT作为电子给体,PCBM作为电子受体,制备了分层(单异质结)和共混(体异质结)2种不同结构的太阳电池,对其光电特性进行了表征,分析比较了不同结构对器件性能影响的物理机制.结果表明:所制备器件的开路电压分别为0.521 V和0.581 V,能量转换效率分别为0.67%、1.98%,体异质结结构可有效地改善太阳电池的输出特性.  相似文献

功率MOSFET(Metal-Oxide-Semiconductor Field-Effect Transistor)作为绝缘栅控制的开关型器件,因其功率大,驱动简单,应用越来越广泛。采用深槽刻蚀填充技术设计的650 V高压型超结结构MOSFET器件,主要应用于汽车充电桩等电源管理,力求在保持参数不变的前提下,优化导通电阻。通过工艺仿真技术测试功率MOSFET器件的性能,研究了槽偏移距离以及掺杂浓度对导通电阻和击穿电压的关系。结果表明,槽偏移会导致超结部分的电荷不平衡,槽偏移不论正负,只要是在同一水平位置,那么两者的总电荷数就是不同的。在柱宽不变的情况下,随着浓度的增加,其击穿电压和导通电阻都缓慢下降,并且导通电阻随着掺杂浓度的提高而降低。本研究对半导体领域器件设计优化和提升具有一定的参考意义。  相似文献

研究了一种新型4H-Si C U型槽栅金属氧化物半导体场效应晶体管(UMOSFETs)结构.该结构中的p-body区下方有一p型突出屏蔽区.在关态下,该p型突出屏蔽区能够有效的保护栅氧化层,降低栅氧电场,提高击穿电压.在开态下,该p型屏蔽区并没有对器件的电流产生阻碍作用,并没有带来JFET电阻效应,能够有效的降低器件导通电阻.此外,该结构表面还集成了poly Si/Si C异质结二极管,降低了器件的反向恢复电荷,从而改善器件的反向恢复特性.仿真结果显示,与p+-Si C屏蔽区UMOSFET结构比较,该新结构的特征导通电阻降低了53. 8%,反向恢复电荷减小了57. 1%.  相似文献

The discovery of the prolific Ordovician Red River reservoirs in 1995 in southeastern Saskatchewan was the catalyst for extensive exploration activity which resulted in the discovery of more than 15 new Red River pools. The best yields of Red River production to date have been from dolomite reservoirs. Understanding the processes of dolomitization is, therefore, crucial for the prediction of the connectivity, spatial distribution and heterogeneity of dolomite reservoirs.The Red River reservoirs in the Midale area consist of 3~4 thin dolomitized zones, with a total thickness of about 20 m, which occur at the top of the Yeoman Formation. Two types of replacement dolomite were recognized in the Red River reservoir: dolomitized burrow infills and dolomitized host matrix. The spatial distribution of dolomite suggests that burrowing organisms played an important role in facilitating the fluid flow in the backfilled sediments. This resulted in penecontemporaneous dolomitization of burrow infills by normal seawater. The dolomite in the host matrix is interpreted as having occurred at shallow burial by evaporitic seawater during precipitation of Lake Almar anhydrite that immediately overlies the Yeoman Formation. However, the low δ18O values of dolomited burrow infills (-5.9‰~ -7.8‰, PDB) and matrix dolomites (-6.6‰~ -8.1‰, avg. -7.4‰ PDB) compared to the estimated values for the late Ordovician marine dolomite could be attributed to modification and alteration of dolomite at higher temperatures during deeper burial, which could also be responsible for its 87Sr/86Sr ratios (0.7084~0.7088) that are higher than suggested for the late Ordovician seawaters (0.7078~0.7080). The trace amounts of saddle dolomite cement in the Red River carbonates are probably related to "cannibalization" of earlier replacement dolomite during the chemical compaction.  相似文献

Some differences are due to age, gender, statue and personality. Above all, gender is one of the obvious reasons. The writer of this paper tries to describe the features of women's language from these perspectives: pronunciation, intonation, diction, subjects, grammar and discourse. From the discussion of the features of women's language, more attention should be paid to language use in social context. 理论推导与室内实验相结合,建立了低渗透非均质砂岩油藏启动压力梯度确定方法。首先借助油藏流场与电场相似的原理,推导了非均质砂岩油藏启动压力梯度计算公式。其次基于稳定流实验方法,建立了非均质砂岩油藏启动压力梯度测试方法。结果表明:低渗透非均质砂岩油藏的启动压力梯度确定遵循两个等效原则。平面非均质油藏的启动压力梯度等于各级渗透率段的启动压力梯度关于长度的加权平均;纵向非均质油藏的启动压力梯度等于各渗透率层的启动压力梯度关于渗透率与渗流面积乘积的加权平均。研究成果可用于有效指导低渗透非均质砂岩油藏的合理井距确定,促进该类油藏的高效开发。  相似文献

本文叙述了对海南岛及其毗邻大陆边缘白垩纪到第四纪地层岩石进行古地磁研究的全部工作过程。通过分析岩石中剩余磁矢量的磁偏角及磁倾角的变化,提出海南岛白垩纪以来经历的构造演化模式如下:早期伴随顺时针旋转而向南迁移,后期伴随逆时针转动并向北运移。联系该地区及邻区的地质、地球物理资料,对海南岛上述的构造地体运动提出以下认识:北部湾内早期有一拉张作用,主要是该作用使湾内地壳显著伸长减薄,形成北部湾盆地。从而导致了海南岛的早期构造运动,而海南岛后期的构造运动则主要是受南海海底扩张的影响。海南地体运动规律的阐明对于了解北部湾油气盆地的形成演化有重要的理论和实际意义。  相似文献

There are numerous geometric objects stored in the spatial databases. An importance function in a spatial database is that users can browse the geometric objects as a map efficiently. Thus the spatial database should display the geometric objects users concern about swiftly onto the display window. This process includes two operations:retrieve data from database and then draw them onto screen. Accordingly, to improve the efficiency, we should try to reduce time of both retrieving object and displaying them. The former can be achieved with the aid of spatial index such as R-tree, the latter require to simplify the objects. Simplification means that objects are shown with sufficient but not with unnecessary detail which depend on the scale of browse. So the major problem is how to retrieve data at different detail level efficiently. This paper introduces the implementation of a multi-scale index in the spatial database SISP (Spatial Information Shared Platform) which is generalized from R-tree. The difference between the generalization and the R-tree lies on two facets: One is that every node and geometric object in the generalization is assigned with a importance value which denote the importance of them, and every vertex in the objects are assigned with a importance value,too. The importance value can be use to decide which data should be retrieve from disk in a query. The other difference is that geometric objects in the generalization are divided into one or more sub-blocks, and vertexes are total ordered by their importance value. With the help of the generalized R-tree, one can easily retrieve data at different detail levels.Some experiments are performed on real-life data to evaluate the performance of solutions that separately use normal spatial index and multi-scale spatial index. The results show that the solution using multi-scale index in SISP is satisfying.  相似文献
