本文叙述了应用GaAs MES FET直接安装在矩形波导管内,实现波导型二端口场效应晶体管放大的结构;同时,介绍利用Smith园图进行匹配设计的工程近似法;以及从工程的观点导出噪声系数的转换公式.并把这些结果用于研制12GHz频段GaAs MESFET低噪声波导传输型放大器。当应用国产WC—60型砷化镓场效应晶体管(该管用在50欧微带放大系统时,测得功率增益为9dB;噪声系数为2.6dB)制成一级功率增益GP≥10dB;噪声系数NF≥2dB的波导传输型前置放大器,  相似文献

本文提出一种以GaAsMESFET双层金属布线工艺和SDFL电路形式为基础的GaAs600门门阵列基片的结构,阐述了实用GaAs单元库的设计准则和方法,并以全加器为例说明了宏单元库的电路形式,几何结构,内部布线及对输入输出的考虑,实用GaAs门阵列设计系统已在COMPACAD工作站上建立,文中给出了一个用该系统设计的应用实例。  相似文献

采用自制SMA同轴管壳和普通TO-18管过对同型同批的InGaAsPIN光电探测器芯片进行了封装并用自建测试系统对其C-V特性进行了测试比较,结果表明:与普通TO-18管壳封装相比,SMA同轴管壳封装器件电容减少~0.4pF,上升时间tr由85ps减至25ps以下,半高全宽FWHM由210ps减至85ps,等效-3dB带宽增至6GHz以上,瞬态特性显著改善。  相似文献

为提高GaAsMESFET静是放是失效阈值,通过ESD实验前、后直流参数和热分布变化获取不足10%的器件表面为永久性失效,而90%以上的器件表现为潜在性失效的结果。潜在性失效机理类强电场、大电流及ns级瞬时冲击下,辅之以电热迁移和扩散,致使GaAsMESFET肖特基势垒受到不同程度损伤,G-S、G-D间的界面离化或击穿。研究其潜在性失效机理,找出在设计、工艺和材料上的缺陷,以提高器件抗静电能力。  相似文献

Language is a means of verbal communication. People use language to communicate with each other. In the society, no two speakers are exactly alike in the way of speaking. Some differences are due to age, gender, statue and personality. Above all, gender is one of the obvious reasons. The writer of this paper tries to describe the features of women's language from these perspectives: pronunciation, intonation, diction, subjects, grammar and discourse. From the discussion of the features of women's language, more attention should be paid to language use in social context. 理论推导与室内实验相结合,建立了低渗透非均质砂岩油藏启动压力梯度确定方法。首先借助油藏流场与电场相似的原理,推导了非均质砂岩油藏启动压力梯度计算公式。其次基于稳定流实验方法,建立了非均质砂岩油藏启动压力梯度测试方法。结果表明:低渗透非均质砂岩油藏的启动压力梯度确定遵循两个等效原则。平面非均质油藏的启动压力梯度等于各级渗透率段的启动压力梯度关于长度的加权平均;纵向非均质油藏的启动压力梯度等于各渗透率层的启动压力梯度关于渗透率与渗流面积乘积的加权平均。研究成果可用于有效指导低渗透非均质砂岩油藏的合理井距确定,促进该类油藏的高效开发。  相似文献
