研究了用十甲基环五硅氧烷和三氟甲烷电子回旋共振等离子体沉积的掺FSiCOH低k薄膜中,CHF,/DMCPS比对薄膜结构、成分、介电性能、热稳定性和憎水性的影响.结果表明,随着CHF,/DMCPS比的增大,沉积的薄膜从SiCOH向F-SiCOH和a—C:F:H转变.对于F-SiCOH薄膜,在获得较低介电常数的前提下,薄膜热稳定性和憎水性得到改善.  相似文献

利用13.56MHz射频等离子体增强化学气相沉积(RF—PEcVD)技术,高速沉积器件级质量的微晶硅(μc-Si:H)薄膜,研究了沉积压力、射频功率、电极间距、氢稀释度等参数对沉积速率的影响,通过选择适当的沉积参数.得到了沉积速率为0.3~0.4nm/s的μc-Si:H薄膜材料.薄膜的暗电导为10^-7S/cm量级,光电导与暗电导之比近似为2个量级.电导激活能为0.52eV左右.所得的μc-Si:H薄膜材料稳定性好,达到了器件级质量。  相似文献

退火对氟化类金刚石膜结构及电学性能的影响   总被引:1,自引:0,他引:1  
以CF4和CH4为源气体,在不同的温度和功率下,使用射频等离子体增强化学气相沉积(RF-PECVD)法制备氟化类金刚石(F-DLC)薄膜,并在Ar气中进行退火处理。利用椭偏仪、X射线衍射仪、傅里叶变换红外光谱(FTIR)、拉曼光谱仪(Raman)以及QS电桥对薄膜厚度、结构以及电学性质进行表征。研究结果表明:在退火温度为300℃时,薄膜很稳定;退火温度达到400℃时,大部分H从膜内逸出,C—Hx(x=1,2,3)化学键基本消失,C—Fx,C=C和C=O等化学键的相对含量发生改变;薄膜的介电常数与薄膜内F的含量有关,退火使F的含量减少,介电常数增大。  相似文献

通过感应耦合等离子体(ICP)化学气相沉积方法并利用C4F8和H2的混合气体制备了氟化非晶碳氢(a C:F,H)薄膜.使用红外光谱仪分析了薄膜的结构.研究了金属Al/a C:F、H/SiMIS结构在不同环境光和不同频率下的电容 电压(C V)特性.红外结果表明,在800cm~1800cm-1和2700~3100cm-1的波数范围内,薄膜存在大量的C——C、C—F和C—H的振动结构.从薄膜的C V曲线的计算结果表明,薄膜当中的缺陷电荷约为1.07×1010cm-2,这些电荷主要局域在C——C双键周围 同时,由于界面陷阱电荷的存在,使得C V曲线随着测试频率的增加向负偏置方向偏移.  相似文献

脉冲激光沉积法制备氧化铋薄膜及其电化学性质研究   总被引:4,自引:0,他引:4  
首次采用355nm脉冲激光沉积在不锈钢基片上制备了氧化铋薄膜,X—射线衍射(XRD)测试表明在基片温度为300℃,沉积时间为0.5h制备得到的Bi2O3薄膜具有四方结构,SEM和Raman光谱测定对该Bi2O3薄膜的表面形貌和锂化前后的结构进行了表征,结果表明薄膜由小于100nm针状晶粒组成,锂化后的产物可能是LixBi2O3。此外,由电位阶跃法测定了上述Bi2O3薄膜电极的锂离子扩散系数。电化学测定表明,上述Bi2O3薄膜具有充放电循环性能,在电压范围为0.70~3.5V,该氧化铋薄膜在充放电速率为2C时的比容量大约为100mAh/g,并且保持经100次以上充放电循环而没有明显的衰减。  相似文献

采用等离子体增强化学气相沉积技术,通过改变射频功率与沉积气压两个参数来沉积非晶硅薄膜材料,并研究了变化参数对薄膜沉积速率、晶化情况、氢含量、光电学性质以及材料表面形貌等的影响.结果表明:射频功率在较低的范围内变化时,对薄膜的沉积速度影响很大,对材料的光电特性比较敏感;沉积气压升高达到一定值后,沉积速率变化不太明显,光电影响比较缓和;在低气压、小功率条件下,薄膜中出现小晶粒生长.  相似文献

聚四氟乙烯结构氟碳聚合物(Polytetrafluoroethylene-like fluorocarbon,PTFE-like FC)薄膜具有超低介电常数、高疏水性和生物相容性等优点.综述了国外制备PTFE-like FC薄膜的实验进展,分析了PTFE-like FC薄膜可能的沉积机理,指出热丝化学气相沉积(HFCVD)和射频等离子体辅助的化学气相沉积(rf-PECVD)这2种方法更有利于减少离子对薄膜表面的轰击作用,被认为是目前沉积PTFE-like FC薄膜最好的2种方法.介绍了利用介质阻挡放电(DBD)方法在低气压下制备PTFE-like FC薄膜的最新进展.  相似文献

Language is a means of verbal communication. People use language to communicate with each other. In the society, no two speakers are exactly alike in the way of speaking. Some differences are due to age, gender, statue and personality. Above all, gender is one of the obvious reasons. The writer of this paper tries to describe the features of women's language from these perspectives: pronunciation, intonation, diction, subjects, grammar and discourse. From the discussion of the features of women's language, more attention should be paid to language use in social context. 理论推导与室内实验相结合,建立了低渗透非均质砂岩油藏启动压力梯度确定方法。首先借助油藏流场与电场相似的原理,推导了非均质砂岩油藏启动压力梯度计算公式。其次基于稳定流实验方法,建立了非均质砂岩油藏启动压力梯度测试方法。结果表明:低渗透非均质砂岩油藏的启动压力梯度确定遵循两个等效原则。平面非均质油藏的启动压力梯度等于各级渗透率段的启动压力梯度关于长度的加权平均;纵向非均质油藏的启动压力梯度等于各渗透率层的启动压力梯度关于渗透率与渗流面积乘积的加权平均。研究成果可用于有效指导低渗透非均质砂岩油藏的合理井距确定,促进该类油藏的高效开发。  相似文献
