Sol-Gel法制备Al掺杂ZnO薄膜的微结构及电学特性   总被引:2,自引:0,他引:2  
采用溶胶-凝胶法在Si(100)衬底上制备了不同浓度Al掺杂的ZnO(AZO)薄膜。XRD研究表明Al掺杂对薄膜的结晶产生明显的影响。用四探针法测量其电阻特性,表明在1 mol%Al掺杂,600℃下退火,其电阻率最低。  相似文献

利用溶胶-凝胶旋涂法(sol-gel)在玻璃衬底上制备了不同K掺杂量的K-N共掺ZnO薄膜.采用X射线衍射仪(XRD)、扫描电子显微镜(SEM)、紫外-可见分光光度计(UV-Vis)和光致发光谱(PL)对样品的晶体结构、表面形貌和光学性能进行了表征.结果表明:与未掺杂样品相比,K-N元素共掺之后,薄膜结构仍保持六方纤锌矿型且沿c轴择优生长;随着K掺杂量的增加,样品的(002)衍射峰强度先增强后减弱,而对薄膜的紫外发光峰影响不大.当K掺杂量(原子比)为0.060时,晶粒尺寸最大,结晶性能最优,紫外发光峰强度相对较大.利用紫外-可见分光光度计对薄膜的光学透过率进行研究,结果表明不同K掺杂量的K-N共掺ZnO薄膜其光透过率没有明显变化,均维持在80%左右.  相似文献

在Ar+H2气氛下,用RF磁控溅射法在室温下制备Al掺杂的ZnO(AZO)薄膜,研究H2/(Ar+H2)流量比对薄膜结构和光电性能的影响。结果表明,在沉积气氛中引入H2可以提高AZO薄膜的结晶质量,降低AZO薄膜的电阻率,提高其霍尔迁移率和载流子浓度;H2/(Ar+H2)流量比为5%时,AZO薄膜的最小电阻率为1.58×10-3Ω.cm,最大霍尔迁移率和载流子浓度分别为13.17cm2.(V.s)-1和3.01×1020 cm-3;AZO薄膜在可见光范围内平均透光率大于85.7%。  相似文献

采用溶胶-凝胶法在石英衬底上沉积Li-N共掺ZnO纳米薄膜,研究热处理温度和Li掺杂浓度对ZnO薄膜结构和光学性能的影响.结果表明:适度的Li掺杂,以及随着热处理温度的适度升高,会导致ZnO(002)峰的半峰宽减小,薄膜结晶质量明显改善,但过高浓度的掺杂或过高的热处理温度,则会诱发新的缺陷,导致结晶质量下降.另外Li掺杂引起ZnO薄膜的光学带隙发生变化,从而使样品在未掺杂时以紫光发光最强而掺杂后样品以紫外发光最强.  相似文献

利用自由基辅助磁控溅射法在载玻片衬底上制备了透明导电ZnO:Al薄膜(简称AZO薄膜).研究了氢气气氛中后续退火处理对Al掺杂效率以及AZO薄膜性能的影响.研究结果表明,退火处理提高Al的掺杂效率、降低中性杂质浓度,从而提高了AZO薄膜的导电性能.AZO薄膜550℃下在H2气氛中退火处理后,其电阻率为6.5×10-4Ω·cm,550nm波长的透射率为85.7%,载流子浓度为3.3×1020cm-3,迁移率为29.7cm2·V-1·s-1.  相似文献

采用直流反应磁控溅射法,用Zn(99.99%)掺Al(1.5%)靶制备出高质量的Al掺杂的ZnO(AZO)薄膜,用紫外可见、红外分光光度计等测试手段对沉积的薄膜进行了表征和分析,并对AZO薄膜的折射率和厚度进行了理论分析。薄膜的光谱分析结果表明:薄膜样品的可见光透射率平均值均在80%以上。AZO薄膜在紫外有很强的吸收峰,在红外区域,其反射率可达70%。通过理论计算得出了AZO薄膜样品的厚度为101 nm,与台阶仪测量的结果基本相符。  相似文献

采用水热法以不同溅射时间(5~25min)制备的AZO种子层载玻片为衬底,制备出具有较好光致发光性能的ZnO纳米棒.采用X射线衍射仪(XRD)、扫描电子显微镜(SEM)和光致发光谱(PL)表征了样品的晶体结构、表面形貌和光致发光性能.结果表明:AZO种子层对ZnO纳米棒起到了很好的导向作用,使c轴取向更好,实现对生长方向的控制.AZO种子层的溅射时间对纳米棒的PL谱有重要影响,在一定范围内随着溅射时间的增加,ZnO纳米棒的近紫外发光峰有明显的增强,深能级发光峰有一定的减弱.当溅射时间为15min时,PL谱显示紫外发光峰强度最大,光致发光性能最佳.  相似文献

采用超声喷雾热解法在石英衬底上制备了Sn-Mg共掺的ZnO纳米薄膜.借助X射线衍射仪(XRD),扫描电子显微镜(SEM),光致发光谱(PL谱),紫外-可见分光光度计(UV-Vis)和伏安特性曲线(I-V)等测试手段研究了Sn掺杂量的改变对薄膜的结构、形貌和光电性能的影响.结果表明,适量的Sn掺杂可以提高薄膜的表面形貌和光电性能.随着Sn掺杂量的增加,薄膜的(101)衍射峰强度、紫外发光峰、透过率和导电率都是先增加后减小,带隙能量值从3.350eV增加到3.651eV,并且平均透过率均在80%~87%之间.当Sn掺杂量为0.004时,薄膜结晶质量最好,表面最致密,晶粒大小最均匀,紫外发光峰强度最大,导电率最高.  相似文献

采用双源气溶胶辅助化学气相沉积法制备了Al掺杂Zn O薄膜。研究了不同的乙醇和甲醇溶液比例对AZO薄膜各种性能的影响。通过紫外-可见光吸收光谱、原子力显微镜、扫描电子显微镜和X射线衍射对薄膜性能进行表征。结果表明通过使用双源AACVD法可以获得具有明显(002)择优取向AZO薄膜,并且在15 m L乙醇和20 m L甲醇时具有最佳的结晶性能,同时具有最优的光电学性能。不同乙醇和甲醇比例下薄膜的形貌不同。  相似文献

Some differences are due to age, gender, statue and personality. Above all, gender is one of the obvious reasons. The writer of this paper tries to describe the features of women's language from these perspectives: pronunciation, intonation, diction, subjects, grammar and discourse. From the discussion of the features of women's language, more attention should be paid to language use in social context. 理论推导与室内实验相结合,建立了低渗透非均质砂岩油藏启动压力梯度确定方法。首先借助油藏流场与电场相似的原理,推导了非均质砂岩油藏启动压力梯度计算公式。其次基于稳定流实验方法,建立了非均质砂岩油藏启动压力梯度测试方法。结果表明:低渗透非均质砂岩油藏的启动压力梯度确定遵循两个等效原则。平面非均质油藏的启动压力梯度等于各级渗透率段的启动压力梯度关于长度的加权平均;纵向非均质油藏的启动压力梯度等于各渗透率层的启动压力梯度关于渗透率与渗流面积乘积的加权平均。研究成果可用于有效指导低渗透非均质砂岩油藏的合理井距确定,促进该类油藏的高效开发。  相似文献
