针对硅基光电探测响应度低的问题,设计了一款与标准CMOS工艺兼容的、可用于弱光探测的高响应度的NMOS型光电探测器(NMOS-PD).该探测器由栅体互连的NMOS管和T-well/N-well结光电二极管构成,利用光电二极管的光生伏特效应改变T阱电势,进而控制NMOS管的栅压和阈值电压,以此实现光信号的探测与倍增放大,故所设计光电探测器具有更高的光电流增益和更宽的动态范围.经理论模拟计算和优化设计,本文设计了总面积为20μm×20μm的NMOS-PD,选用整个T阱区作为光敏区域(16μm×16μm),以增加光的吸收量,所设计光电探测器经UMC 0.18μm CMOS工艺流片制备.测试结果表明,所设计探测器在400~700 nm波长范围内具有较好的响应度.采用630 nm LED作为光源,当输出光功率密度P_(opt)=5 mW/cm~2、漏源偏压V_(DS)=0.4 V时,NMOS-PD的响应度达到1 550 A/W,并实现了200 kHz的信号探测.尽管随着光强增大,光电探测器响应度逐渐降低,但整体上仍超过10~3A/W.与硅基CMOS工艺制备的传统光电探测器相比,所设计光电探测器结构不仅可在低压、低功耗下正常工作,且在弱光条件下具有极高的倍增放大能力,有望应用于弱光探测的图像传感领域.  相似文献

以Nd:YAG纳秒脉冲激光器的2倍频输出(532 nm)作为激发光源,比较了1步法、2步法制备钙钛矿光电探测器对ns量级短脉冲激光的光电响应.结果表明,2种钙钛矿光电探测器的上升沿响应时间相当,为20~ 25 ns,且随着探测器的性能退化,上升沿响应时间基本保持不变;在灵敏度方面,2步法CH3NH3PbI3钙钛矿光电探测器能够在更大入射能量范围内保持线性响应,且在低能入射条件下具有更佳的光电转换效率;在光电转换效率的长时间稳定性方面,1步法CH3NH3PbI3钙钛矿光电探测器优于2步法CH3NH3PbI3钙钛矿光电探测器.所得结果既有助于钙钛矿光电探测器的光电转换行为表征,也有利于拓展钙钛矿光电探测器的应用范围.  相似文献

采用热注入法,通过添加短链配体辛酸和辛胺制备金属卤化物钙钛矿CsPbBr_3纳米片,引入AgBr作为Ag前驱体,通过光照还原合成Ag@CsPbBr_3复合纳米片,组装Au/CsPbBr_3/Au和Au/Ag@CsPbBr_3/Au光电导型探测器.研究发现,探测器对520 nm可见光具有良好的探测性能,在Ag纳米颗粒局域表面等离子体共振效应的作用下,探测器响应度由198.6μA/W增至240.3μA/W,增幅达21%.该探测器在520 nm波段光电响应良好,在未来的可见光通信中具有重要的应用前景.  相似文献

激光雷达是激光探测及测距系统的简称,它可以发射定位激光束,通过测定传感器、发射器与目标物体之间的传播距离来定位目标物体的位置,并呈现目标物体的三维结构信息。InGaAs是一种典型的Ⅲ-V族半导体材料,它在(0.35~1.42)eV范围内可调的禁带宽度使其在(0.9~1.7)μm波段具有广泛的应用,被认为是1 550 nm激光雷达探测器的理想材料。本文综述基于InGaAs的激光雷达光电探测器的器件结构、光电特性及InGaAs焦平面光电探测器在激光雷达探测领域的研究进展。目前,基于InGaAs光电探测器的最大响应度达0.57 A/W,最低暗电流低于0.75 pA/μm2,焦平面阵列已经发展到1 280×1 024,像元间距15μm。InGaAs近红外激光雷达探测器的响应波段位于1 550 nm,具有人眼安全、发射激光功率大、大气透过率高等优势,探测距离可达150 m,大视野120°×25°,在高阶辅助驾驶、无人驾驶、服务机器人等领域具有较大的应用潜力。  相似文献

红外探测在天文物理研究领域具有极其重要的应用前景,由于天文深空探测对象的特殊性,对红外探测器的性能要求十分苛刻.阻挡杂质带(BIB)红外探测器,因其具有响应波段宽、噪声低、灵敏度高以及抗辐射性能好等优点,在过去30年中发展成为国际上天文领域首选的红外探测器.BIB红外探测器的探测波长覆盖中红外到远红外波段,它的推广应用促进人类在天文深空探测领域取得了一系列重大的科学成果.我国在BIB红外探测器的研究起步较晚,近年来也取得了较大进展,但是与国际领先水平相比尚有较大差距.本文主要回顾、评述了过去5年多我国在BIB红外探测器领域的研究进展,对BIB红外探测材料及其相应BIB器件的制备工艺、物性表征和光电响应特性,以及表面等离激元对器件光电响应的调控等做了详尽介绍,为我国BIB红外探测器的发展提供参考和实验依据.  相似文献

采用高纯半导体碳纳米管薄膜和石墨烯构建复合结构光探测器, 研究其光电响应特性。结果表明, 在光照下, 顶层石墨烯中的光生载流子通过碳纳米管与石墨烯之间薄的非晶硅层, 隧穿至底层的碳纳米管薄膜中, 在非晶硅层两侧分别富集电子和空穴, 形成光致栅压(Photogating), 有效地改变了碳纳米管薄膜晶体管的电流。器件在可见光(633 nm)条件下得到响应度为83 mA/W, 并在近红外波段范围内仍保持好的光响应特性。由于石墨烯具有宽谱光吸收特性, 半导体碳纳米管薄膜晶体管具有小的暗电流, 碳纳米管–石墨烯复合光探测器发挥了两种材料的优势, 为今后高性能宽谱光电探测器的制备奠定了基础。  相似文献

The Williston Basin is a significant petroleum province, containing oil production zones that include the Middle Cambrian to Lower Ordovician, Upper Ordovician, Middle Devonian, Upper Devonian and Mississippian and within the Jurassic and Cretaceous. The oils of the Williston Basin exhibit a wide range of geochemical characteristics defined as "oil families", although the geochemical signature of the Cambrian Deadwood Formation and Lower Ordovician Winnipeg reservoired oils does not match any "oil family". Despite their close stratigraphic proximity, it is evident that the oils of the Lower Palaeozoic within the Williston Basin are distinct. This suggests the presence of a new "oil family" within the Williston Basin. Diagnostic geochemical signatures occur in the gasoline range chromatograms, within saturate fraction gas chromatograms and biomarker fingerprints. However, some of the established criteria and cross-plots that are currently used to segregate oils into distinct genetic families within the basin do not always meet with success, particularly when applied to the Lower Palaeozoic oils of the Deadwood and Winnipeg Formation.  相似文献

理论推导与室内实验相结合,建立了低渗透非均质砂岩油藏启动压力梯度确定方法。首先借助油藏流场与电场相似的原理,推导了非均质砂岩油藏启动压力梯度计算公式。其次基于稳定流实验方法,建立了非均质砂岩油藏启动压力梯度测试方法。结果表明:低渗透非均质砂岩油藏的启动压力梯度确定遵循两个等效原则。平面非均质油藏的启动压力梯度等于各级渗透率段的启动压力梯度关于长度的加权平均;纵向非均质油藏的启动压力梯度等于各渗透率层的启动压力梯度关于渗透率与渗流面积乘积的加权平均。研究成果可用于有效指导低渗透非均质砂岩油藏的合理井距确定,促进该类油藏的高效开发。  相似文献
