铝掺杂对ZnO纳米线结构和光学性质的影响

摘    要:利用化学气相沉积方法成功地合成了不同Al掺杂浓度的ZnO纳米线.从场发射扫描电子显微镜可以看出纳米线的直径约为100 nm.X射线衍射结果表明主要的衍射峰都与ZnO的晶面对应,为纤锌矿结构.当掺杂浓度达到2.0 at%时,在背散射拉曼光谱中观察到由于Al掺杂而引起的640 cm-1处的峰.光致发光谱表明,随着掺杂浓度的增加,紫外与可见发光的强度比值逐渐变小.

Abstract:Al-doped ZnO nanowires of different concentration were successfully synthesized on silicon substrates via chemical vapor deposition.The nanowires had uniform size of 100 nm.X-ray diffraction analysis demonstrated that the major peaks attributed to the wurtzite ZnO.Raman scattering showed that Al doping induces vibration mode of 640 cm-1(Al≥2.0 at%).The photoluminescence spectra indicate that the intensity ratio of the UV to green emission was decreased as the Al concentration increases.
