| 摘 要： | 一种新型的液态MO源金属有机物化学气相沉积(MOCVD)技术,它采用液态MO源脉冲输送技术。该方法采用了可编程控制器(PLC)和触摸屏,可通过触摸屏完成系统控制、工艺参数设置及数据显示,提高了MOCVD系统的自动化程度,确保工艺的重复性和稳定性。通过该方法,成功地制备了TiO2薄膜。

| Abstract: | A novel MOCVD technology using liquid MO source was introduced. The pulsed-liquid MO source transportation technology was employed. As the application of the PLC and the touch screen, system control,process parameter settings and data display can be performed through the touch screen, which improves the automatic control level of MOCVD and ensures the repeatability and stability of the process.The TiO2 film was successfully achieved by using this technology. |
