光触发晶闸管光开启特性的研究

摘    要:本文对大功率直接光触发晶闸管的开通特性进行了测试分析。实验表明,随着光脉冲宽度的增加,临界光脉冲幅值有所降低;在脉宽不变时,延迟时间t_d随光脉冲幅值的增加近似成双曲函数下降,在光脉冲宽度和幅值都不变时,上升时间t_r随阳极电流I_A增加而增加,t_d基本不变。t_r和t_d都随阳极电压V_A的增加而减小。

Abstract:The measured results of the turn-on characteristics of direct light-triggered thyristors are reported and discussed. Experimental results show that the threshold magnitude of LED's light pulse decreases with an increase in the pulse width. When the pulse width is constant, the delay time td decreases approximately hyperbolically with an increase in the magnitude of the light pulse. When both the magnitude and width of light pulse are constant, the delay time td is approximately constant and the rising time tr increases with an increase in anode current IA. Both the rising time and delay time decrease with an increase in anode voltage VA.
