摘    要:
对HLE硅太阳电池做了光谱响应表达式的推导,理论上的数值计算及实验结果分析表明,硅HLE太阳电池在采用浅的重掺杂区及较深的低掺杂区构成电池发射区时,可获得比常规(CV)电池更好的光谱响应,从而提高了短路电流,并对暗电流有抑制作用,可获得较高的开路电压,结果使HI-E硅太阳电池具有较高的光电转换效率.

Abstract:
The lighted current-voltage characteristic and spectral response for the highlow emitter solar cell in low level injection are derived. Numerical calculations and analyses are performed. Numerical calculations and analyses are performed. The results show that the HLE cell which has a shallow heavily doped region and a deeper low doped region has better spectral responses than that of conventional cell,so HLE structure can be used for improving the spectral response and increasing the short circuit current of the cell. Another advantage of the HLE cell is the suppression characteristics for dark emitter current. Therefore the large value of open circuit voltage can be obtained for this cell.
