摘    要:
设计了一种适用于CO2激光器双波长泵浦的非对称结构的Al0.2Ga0.8As/GaAs/Al0.5Ga0.5As量子阱结构,用以差频产生THz波.运用密度矩阵理论和迭代方法计算了这种非对称量子阱的三阶非线性系数,并研究了其随两束差频泵浦光波长的变化.结果表明,量子阱对两束差频泵浦光的三阶非线性系数x(3)ω1和x(3)ω2随两束泵浦光波长的增大都是出现先增大再减小的变化趋势,峰值都位于9.756μm(λp2=10.64μ m)和10.96μm(λp1=9.69μm),相应的峰值大小为1.185×10-20m2V-2、8.002×10-21m2V-2和2.98×10-19m2V-2和8.565×10-20m2V-2.

The Third Order Nonlinear Coefficient Due toIntersubband Transitions in GaAs Asymmetric Quantum Wells

Abstract:
An asymmetric quantum well (AQW) is designed to emit terahertz (THz) wave by using difference frequency gener- ation (DFG) with the structure of GaAs/Al0. 2 Ga0.8 As/Al0. 5 G a0. 5 As. The density matrix theory and iterative method are apphed to obtain the third order nonlinear coefficient. Subsequently, the third order nonlinear coefficients as a function of the two pump wavelengths are be researched. The results indicate that the two third order nonlinear coefficients increase first and then de- crease with wavelength increasing. The peak values are 1. 185 × 10-20m2V-2 , 8. 002 × 10-21 m2V-2, 2.98 × l0-19m2V-2 and 8. 565 × 10 -20m2V-2, locating at 9. 756μm ( λp2 = 10.64μm) and 10.96μm( λp1= 9.69μ).
