摘    要:本文较详细地论述了光触发晶闸管(LTT)的计算机辅助设计方法。本方法可以选取管芯结构的最佳参数,使光触发灵敏度、dV/dt容量和正向阻断电压之间得到较好的协调。实验结果表明,主要特性参数的理论预测值和实测值吻合较好。

Abstract:The computer-aided design methods for light-triggered thyristor (LTT) are discussed. The model of the device has two specific features: (i) The light-incident region in the center is of a grooved structure, which considerably improves the triggering sensitivity. Meanwhile, the optimum groove depth and width obtained by computer guarantee a high dV/dt capability and a \high forward-blocked voltage; (ii) In order to increase the di/dt capability of the device, a gate-amplified structure is used, and a reasonable multiple of turn-on currents between stages is selected. The programming based on the model consists of two parts, the vertical parameters and the radial parameters that are independent of each other in a certain degree. However, there is a very close inner link between them. Experimental results are discussed and the superiority and rationality of the computer-base design for LTT can be readily seen. A good trade-off between the sensitivity, dV/dt capability and the forward-blocked voltage is obtained for the LTT investigated and their measured values agree fairly well with calculated ones.
