| 摘 要： | 作者介绍了SiC MESFET(metal semiconductor field effect transistor，金属半导体场效应晶体管)器件的优点和离子注入技术在SiC器件制备中的发展趋势，提出一种用离子注入技术制备新型结构的SiC MESFET器件的方法,讨论了这种新型结构的优点，最后给出用离子注入技术制备SiC MESFET器件的设计过程。

| Abstract: | The perfect characteristics of SiC MESFETs and the development of ion-implantation technology in the fabrication of SiC devices are presented.A new method for design of SiC MESFETs fabricated by ion-implantation is given.The advantages of this new structure are discussed.The process design of SiC MESFETs fabricated by ion-implantation is given lastly. |
